安装压力与导热界面材料粘合层:如何正确把握

简短回答:目标是在热界面施加 10–50 psi(70–350 kPa)的均匀压力,这会将大多数垫片和间隙填充材料压缩至 0.05–0.20 mm 的粘合层。低于约 10 psi 会困住空气,使垫片保持全厚度;高于约 50 psi 会将材料挤压得过薄,导致界面缺料,并有使基板弯曲或芯片开裂的风险。确切的目标值来自导热界面材料数据表,而非习惯。压力还必须均匀——即使总力在纸面上看起来正确,0.05 mm 的基板弯曲也可能使有效接触减半。

为什么粘合层比您选择的导热膏更重要

工程师们花费数周时间在硅胶垫片、相变材料和导热膏之间进行选择,然后用外壳图纸上已有的螺钉扭矩将散热器拧紧。这是本末倒置。通过界面的热阻主要由两个因素决定:导热界面材料的体导热率和组装后最终形成的厚度。

典型的 3 W/m·K 导热率的硅胶间隙填充材料在 0.20 mm 厚度时,体热阻约为 0.067 °C·cm²/W。将相同材料压缩至 0.08 mm,体热阻降至约 0.027 °C·cm²/W。您通过拧紧螺钉消除的热阻,比将材料升级为 6 W/m·K 但保持原厚度所消除的还要多。粘合层是最经济的热升级——前提是您能控制它。

然而,存在一个下限。每个界面在导热界面材料与两个表面之间还存在接触热阻。挤压过度会将材料完全挤出配合区域,导致金属通过微观高点直接接触,接触热阻上升。最佳点是体热阻已下降但仍保持完全润湿覆盖的位置。

这些数值对常见垫片和间隙填充产品具有指示性。请务必从您特定导热界面材料的数据表中获取压缩曲线——一些低模量间隙填充材料设计用于 5 psi,而一些相变薄膜需要 30–70 psi。

如何计算实际所需的安装力?

压力等于力除以面积,而重要的面积是导热界面材料的覆盖区域,而非整个散热器。40 × 40 mm 的接触区域为 1600 mm²,约 2.48 in²。在 25 psi 下,需要约 62 lbf,即约 276 N。

两点注意事项。首先,除非接头刚度足够且顺序正确,否则螺钉不会均匀分担载荷——您拧紧的第一个螺钉通常承担超过其份额的载荷。其次,强烈建议使用弹簧垫圈、轴肩螺钉或压缩限制器,而非刚性螺钉紧固,因为它们能在导热界面材料松弛和组件热循环时保持压力。

扭矩顺序并非可选

以交叉或星形模式分至少两个阶段拧紧:首先拧至最终扭矩的约 50%,然后拧至 100%。对于长矩形散热器,从中心向外操作。在 200 mm 的 IGBT 基板上,单次顺时针顺序可能导致一个角为 8 psi,对角为 45 psi——总力相同,热性能减半。

散热器需要什么样的平面度和表面光洁度?

压力只有在表面实际靠近时才能产生薄粘合层。如果散热器基板凹陷 0.10 mm,界面中心可能承受 40 psi,而边缘几乎为零,导热界面材料在周边保持较厚。

对于大多数电子冷却工作,目标:

  • 平面度:垫片和间隙填充材料的接触区域为 0.05 mm;高功率 IGBT 或 GPU 级薄粘合层界面为 0.02–0.03 mm。
  • 表面粗糙度:Ra 0.8–1.6 µm 是实际目标。非常粗糙的表面需要更多导热界面材料填充凹谷;镜面抛光表面与导热膏配合时可能表现更差,因为它们容纳的材料更少,导致界面缺料。
  • 加工痕迹:精细、一致、无方向性。深刀痕会为低粘度导热膏创造泄漏路径。

这就是制造路线重要的地方。挤压型材经济且沿长度方向一致,但仅靠挤压很少能在宽基板上保持严格平面度——通常需要机加工。全 CNC 加工基板直接提供平面度和光洁度控制,但单位成本更高。许多项目使用挤压主体加机加工安装面,这是良好的性价比折衷。您可以在我们的散热器页面上查看各种选项。

导热膏需要较低压力,因为它容易流动,但也会迁移。垫片需要较高压力才能润湿,但会保持原位。胶粘剂是特殊情况:仅在固化期间施加压力,然后粘合层被锁定。这在我们关于热界面选择的文章中有更深入的介绍。

组装后如何验证粘合层?

您无法看到界面,因此需间接验证。三种实用方法:

1. 热测量。施加已知功率负载并测量壳到散热器的温差。与预测热阻比较。远高于预测的温差通常意味着接触不良,而非散热器不好。

2. 拆解检查。拆卸样品并查看导热界面材料印记。完整、均匀的覆盖,周边有轻微挤出是正确的。覆盖不均意味着压力低或基板弯曲。严重挤出且露出裸金属意味着过度压缩。

3. 压力膜或垫片。表面之间的压敏膜直接显示压力分布。容易滑出的 0.05 mm 垫片标记出低压区。

在 15、30 和 45 psi 下制作小样本集,测量每个并绘制结果。大多数设计在该范围中间某处显示明显的最小值。该曲线比任何经验法则都更有价值。

考虑整个热路径

悄悄破坏粘合层的常见错误

  • 指定扭矩而非压力。扭矩是代理指标。螺纹摩擦随镀层和润滑变化,因此相同扭矩在两批之间可能产生 20% 不同的力。
  • 忽略热循环。垫片松弛,导热膏泵出,铝和铜之间的差异膨胀改变间隙。弹簧加载安装比刚性螺钉紧固能更好地保持压力。
  • 混淆导热界面材料厚度和压力目标。额定 10 psi 的垫片在 40 psi 下无法达到其额定性能。
  • 穿过无支撑基板螺栓连接。薄基板在螺钉之间偏转。添加加强筋或更厚的安装凸台。
  • 忘记组件侧。芯片、盖板或封装基板也是堆叠的一部分。其平面度和刚度设定了压力均匀度的上限。

制造公差在何处介入

来自两个供应商的两个相同散热器,如果其基板平面度或光洁度不同,在同一组件中可能表现不同。这就是为什么图纸应指定接触区域的平面度、表面粗糙度和测量基准——而不仅仅是整体尺寸。

答:确实影响,而且通常比材料选择影响更大。弯曲 0.10 mm 的基板可能导致界面中心为 40 psi,边缘接近零,因此导热界面材料在需要薄的地方保持较厚。为垫片指定 0.05 mm 平面度,为高功率界面指定 0.02–0.03 mm 是实用的起点。

问:我应该使用导热胶而非机械安装吗?

答:当接头小、振动大或紧固件不实用时使用胶粘剂。胶粘剂消除了压力保持问题,但使返工困难,并将粘合层永久设定在固化期间施加的任何压力下。对于可维护的高功率组件,通常选择具有受控压力的机械安装。
