IGBT模块基板与热界面

简要回答:IGBT模块基板是将热量从陶瓷基板传导至散热器的金属层,而它们之间的热界面通常是整个堆叠中最大的热阻。对于典型的62 mm或EconoDUAL级模块,接触区域基板平整度50–100 µm、机加工散热器表面Ra 0.8–1.6 µm、50–100 µm导热硅脂粘接层厚度,可将界面热阻保持在0.1–0.3 K/W范围内。平整度差或200 µm粘接层厚度可能使其翻倍。BQUQ将基板和散热器加工至±0.005 mm,并在12个工作小时内报价。

为什么基板比芯片更重要

工程师将大部分热预算用于建模结到壳热阻,却在最后100 µm处损失了收益。从IGBT芯片到环境的热路径有四个阶段:

1. 芯片到陶瓷基板(焊接或烧结)

2. 基板到基板(焊接,通常是第二大热阻)

3. 基板到散热器(热界面材料,TIM)

4. 散热器到冷却液或空气

阶段3是机械制造决策主导的地方。与在受控炉条件下形成的焊点不同,基板到散热器的连接由拧紧模块的人完成——其质量完全取决于两个金属表面的平整度以及它们之间导热硅脂的厚度。

一个有用的经验法则:对于100 µm导热硅脂粘接层,使用典型的1–3 W/m·K硅脂,在50 × 50 mm接触面积上,仅界面就贡献约0.1–0.3 K/W。将粘接层减半,热阻减半。加倍,则可能增加比整个芯片到壳路径更大的热阻。

每层具有不同的热膨胀系数(CTE)。铜基板约为17 ppm/K,AlSiC约为7–9 ppm/K,铝散热器约为23 ppm/K。这种不匹配是基板平整度随温度变化以及功率循环测试重要的原因。

应选择哪种基板材料?

三大类占主导地位,选择是在导热性、重量、CTE匹配和成本之间的权衡。

铜提供最佳的原始扩散,但与陶瓷的CTE匹配最差。AlSiC在热循环下提供最佳可靠性,但成本高出数倍且加工方式不同——它具有磨蚀性,通常需要金刚石刀具。铝是较低功率模块的折衷方案,在成本和重量上占优。

对于散热器侧,大多数IGBT组件使用挤压或铲齿铝,或当热通量超过空气可承载能力时使用铜冷板。BQUQ生产挤压散热器CNC加工散热器,具备界面性能所需的平整度和表面光洁度。

平整度和表面光洁度目标

这是图纸中最常缺失的规格。两个数字很重要:

  • 平整度(或轮廓公差)跨接触区域。对于大型模块,50 µm是良好目标;100 µm通常可接受;超过150 µm,你是在用导热硅脂填充间隙,而不是金属配合。
  • 表面粗糙度Ra。0.8至1.6 µm是实际的最佳点。太光滑,导热硅脂完全挤出,形成干接触点;太粗糙,凹凸不平使表面分离。

注意平整度和粗糙度不是一回事,表面可以平整但粗糙,或光滑但翘曲。两者都需要指定。

热界面到底花费多少?

粘接层厚度(BLT)是控制变量。TIM层的热阻为:

R = t / (k × A)

其中t是粘接层厚度,k是导热系数,A是接触面积。对于50 × 50 mm面积(0.0025 m²):

该表为指示性数据,假设接触面积完美覆盖。实际上,两个界面的接触热阻会增加0.05–0.15 K/W,除非表面准备良好。

由此得出两个结论。首先,50 µm的高导热硅脂远胜100 µm的普通硅脂——但前提是平整度允许薄粘接层。其次,螺栓或烧结接头好一个数量级,这就是行业不断推动直接键合铜和烧结互连的原因。

安装压力对界面有何影响?

压力使导热硅脂扩散,封闭空气间隙,并减少BLT——但有一定限度。超过典型模块约1–2 MPa后,收益趋于平缓,且有开裂陶瓷基板或使基板变形的风险。

实用指南:

  • 遵循模块数据表中的安装扭矩。这是有原因的。
  • 使用扭矩扳手,分两阶段交叉顺序拧紧。
  • 指定具有足够刚度的散热器材料,使其在负载下不弯曲。薄铝板会偏转,偏转的板会产生楔形粘接层。
  • 如果组件经历热循环,考虑弹簧加载或碟形垫圈安装,以便压力随材料膨胀保持大致恒定。

对于夹紧不切实际的组件,使用导热胶粘接界面是一种选择,尽管通常是永久的且更难返工。

制造基板和散热器

界面的两个部分都是机加工金属,两者在同一车间制造受益,因为公差是互补的,而不是独立乐观的。

基板加工

铜基板通常铣平,然后如果需要可焊性或耐腐蚀性,则镀镍或镀金。关键工艺点:

  • 轻夹紧并去应力;铜在切削时会移动。
  • 如果模块是双面冷却,加工两个面。
  • 在电镀后测量平整度,而不是之前——电镀可能增加5–15 µm的不均匀性。
  • 彻底去毛刺;接触区域边缘的毛刺会产生局部高点。

散热器加工

散热器通常是较大的零件,也是更难保持平整的零件。选项包括:

  • 挤压型材——经济,适用于自然和强制对流,但安装面通常需要二次面铣。
  • 铲齿散热片——高翅片密度,适用于紧凑空间。
  • 带凹槽的CNC加工板——最佳平整度控制,单件成本较高。
  • 带嵌入式通道的冷板——用于每个模块约1 kW以上的液体冷却。

检测:如何验证平整度?

三坐标测量机(CMM)和光学轮廓仪是标准工具。对于生产,更简单快速的检查是使用平板和千分表,或使用塞尺对照已知平整参考。无论使用哪种方法,都要在图纸上定义——“通过CMM在整个接触区域测量,平整度在50 µm以内”是规格;“平整”不是。

泵出值得注意。硅脂在反复热循环下从接头迁移,因为两个表面相对移动。相变材料和固化间隙垫片更好地抵抗这一点,但初始导热性有所损失。

新IGBT组件设计清单

在发布图纸之前,确认:

1. 基板材料和CTE与循环曲线匹配。

2. 平整度以数值指定,并附测量方法。

3. 表面粗糙度Ra指定,通常为0.8–1.6 µm。

4. 安装扭矩和顺序已记录。

5. TIM类型、厚度和应用方法已定义。

6. 散热器刚度足以承受夹紧载荷。

7. 在存在电偶风险的两个配合表面上指定电镀。

8. 定义热测试点或热电偶位置以进行验证。

常见问题解答

问:IGBT基板应具有什么平整度?

答:对于大多数大型功率模块,目标接触区域平整度50 µm;高达100 µm通常可接受。超过约150 µm,热界面材料必须桥接间隙而不是金属配合,这会急剧增加界面热阻。始终指定测量方法和评估平整度的区域,因为基板可能整体平整但中心翘曲。

问:铜基板总是比铝好?

答:不。铜的导热性约为铝的两倍,但其热膨胀系数与陶瓷基板的匹配较差,这会缩短功率循环寿命。AlSiC以更高的成本和重量提供最佳的CTE匹配。选择铜以获得原始热性能,选择AlSiC以获得循环可靠性,选择铝用于成本敏感、较低功率的设计。

问:导热硅脂层应多厚?

答:在机加工表面上,目标粘接层厚度为50–100 µm。越薄热性能越好,但低于约25 µm时,存在覆盖不完全和干接触点的风险。可实现的最小值取决于平整度和粗糙度。100 µm的1 W/m·K硅脂层在50 × 50 mm面积上增加约0.04 K/W,这通常与芯片到壳热阻相当。

问:可以使用导热垫片代替硅脂吗?

答:可以,垫片组装更清洁,更好地抵抗泵出。权衡是厚度:垫片通常为200–500 µm厚,因此其热阻通常高于良好涂抹的硅脂层。当组装一致性比最后零点几K/W更重要时,或当表面之间的间隙固有较大时,使用垫片。
