如何选择导热界面材料:导热硅脂、导热垫、导热填隙材料和相变材料

简短回答:根据间隙、压力和生产线来匹配导热界面材料(TIM)。对于研磨金属对金属接头,间隙小于 0.05 mm 且有实际夹紧力时,使用导热硅脂,导热系数 1–6 W/m·K,粘结层厚度 0.02–0.05 mm。对于 0.2–1.0 mm 的间隙且压力轻或不均匀时,使用软质导热填隙材料,导热系数 1.5–6 W/m·K。对于 0.5–2.0 mm 的间隙且可返修装配线,使用导热垫,导热系数 1–8 W/m·K。对于大批量、易泵出的应用,使用相变材料,导热系数 3–8 W/m·K,在约 45–60 °C 以上变薄。体导热系数不如粘结层厚度和接触压力重要。

为什么 TIM 往往是热堆栈中最薄弱的环节

工程师花数周优化翅片几何形状和气流,然后用抽屉里现有的界面材料把散热器拧紧。这是本末倒置。在典型的强制风冷组件中,界面可能占从结到环境总热阻的 30–60%,尽管它在堆栈中占据不到一毫米。

原因很简单,是几何问题。通过一层的热阻等于厚度除以(导热系数 × 面积)。一个 0.05 mm 的硅脂层,导热系数 3 W/m·K,在 30 × 30 mm 的覆盖面积上,贡献约 0.02 °C/W。换成相同体导热系数的 1.0 mm 垫片,你会得到约 0.37 °C/W——几乎差了二十倍,而数据手册上的“3 W/m·K”数字却相同。

这就是为什么有用的问题从来不是“哪种 TIM 的 W/m·K 最高?”而是“考虑到这些表面的制造和装配方式,我能在它们之间创建的最薄、最完整、最稳定的层是什么?”

实际决定答案的三个变量

1. 间隙。测量,而非假设。总间隙包括表面粗糙度、平面度误差以及任何机械支撑或阻焊台阶。

2. 接触压力及其分布。刚性底板每个角上有一颗螺丝,与薄基板上的塑料卡扣,表现截然不同。

3. 寿命和返修。泵出、干涸,以及现场技术人员是否会再次打开设备。

在选择 TIM 之前,如何测量真实间隙?

不要相信 CAD。测量装配后的堆栈。一个实用方法:在几个点放置薄条压敏薄膜或软垫片,按规定扭矩拧紧,拆开,读取压痕。在生产零件上,一个更简单的替代方法是分别测量底座平面度和基板平面度,然后相加。

硅脂、垫片、填隙材料、相变材料:它们如何比较?

导热硅脂

硅脂仍然是单位厚度性能最好的。它能润湿微观粗糙度,置换空气,并且可以涂抹到比人类头发还薄的粘结层。其弱点是机械性的:随着接头呼吸,在热循环下可能泵出,多年后可能干涸,而且在生产线上很脏。对于高功率、良好夹紧、不可返修的组件,且底座平坦、基板刚性,硅脂是正确的选择。如果你的产品经历大幅温度波动,在决定之前请阅读我们对TIM 泵出的分析。

导热垫

导热垫是生产工程师的朋友。它们干净、预切割、厚度可控,并且对不均匀压力和中等翘曲有容错性。代价是热性能:你不能低于制造厚度,而且软垫在正常负载下仅压缩 10–30%。在间隙确实为 0.5 mm 或更大、压力低或不均匀、或组件必须可返修的情况下使用导热垫。对于薄间隙,导热垫是以便利为名的一种降级。

导热填隙材料

点胶型导热填隙材料介于硅脂和导热垫之间。它们流动以填充不规则空腔,固化或保持柔软,处理约 0.2 mm 到几毫米的间隙。它们在多组件装配中表现出色——一块板上多个不同元件高度共享一个散热器——因为一种点胶图案可以服务于所有元件。它们需要点胶设备和固化或沉降步骤,这增加了工艺复杂性。

相变材料

相变材料在室温下为固体,在约 45–60 °C 以上变薄。这样在装配过程中可以干燥、清洁地操作,并在运行中形成类似硅脂的粘结层。它们是高产量 CPU、GPU 和功率模块接口的标准选择,其中抗泵出性和一致的应用比最后 0.01 °C/W 更重要。

更高的 W/m·K 总是意味着更好的冷却吗?

不。体导热系数是三个乘积项中的一项。其他两项是粘结层厚度和接触面积,而这两项通常比数据手册暗示的更差。

考虑两个候选方案,用于 25 × 25 mm 界面,压力 20 psi:

  • 硅脂,导热系数 3 W/m·K,粘结层 0.03 mm → 约 0.019 °C/W
  • 导热垫,导热系数 6 W/m·K,厚度 1.0 mm → 约 0.27 °C/W

导热垫的导热系数是两倍,热阻是十四倍。营销材料很少把这两个数字放在同一页上。

每个系列内部也存在真实的权衡。在硅脂或导热填隙材料中填充更多导热颗粒会提高粘度并降低可实现的最小粘结层厚度,因此如果操作员无法将其涂薄,6 W/m·K 的硅脂实际上可能不如 3 W/m·K 的硅脂。同样的逻辑适用于导热垫:更硬、填充更高的导热垫抵抗压缩,因此在低压下,柔软的 3 W/m·K 导热垫可能胜过坚硬的 6 W/m·K 导热垫。

散热器本身设定上限的地方

如何在图纸或规格表上指定 TIM?

在图纸上写五件事,并按此顺序:

1. 界面材料和厚度,带公差。“导热垫,1.0 mm ±0.1 mm,最低 3 W/m·K”是规格。“导热垫”是愿望。

2. 接触压力或安装扭矩,加上紧固件模式。压力分布与平均值同样重要。

3. 配合面的表面光洁度和平面度。这些决定了薄粘结层是否可能。

4. 工作温度范围和循环次数,以便供应商评估泵出和干涸风险。

5. 验收测试。在规定的功率和气流下进行定义的热测试,带有通过/失败差值。

关于表面光洁度的说明

加工底座达到 Ra 0.8 µm 给硅脂提供润湿的表面,同时仍允许薄层。粗糙的、铸态或挤压态表面迫使你使用更厚、更柔顺的 TIM。如果你在最小加工的挤压型材和完全CNC 加工底座之间选择,加工成本通常通过 TIM 节省和结温余量得到回报。
