散热器基板厚度:扩散热阻详解

简短回答:散热器基板厚度控制扩散热阻——即迫使热量从小热源扩散到更大散热鳍片区域所产生的损耗。基板过薄,无法横向扩散热量,外侧鳍片得不到热量;基板过厚,则增加传导热阻和质量,却无法提升扩散效果。对于铝基板上典型的 20–40 mm 热源,最佳厚度通常为 4–8 mm,而铜基板在相同扩散效果下通常可薄 30–50%。正确的数值取决于热源尺寸、基板面积、热流密度和气流,因此应通过计算确定,而非照搬。BQUQ 将基板加工至 ±0.005 mm,并在 12 个工作小时内提供定制散热器报价。

扩散热阻究竟是什么

每个散热器都有一个热阻网络。热量从芯片或元件发出,穿过热界面材料,进入基板,在基板内横向扩散,然后沿鳍片向上传导,最终散入空气中。大多数工程师会仔细设计鳍片组,却将基板视为被动平板。这正是设计出错的地方。

扩散热阻是指热量必须横向穿过基板材料才能到达不在热源正上方的鳍片时产生的额外热阻。如果热源为 15 mm × 15 mm,而散热器占地为 80 mm × 80 mm,则大约 96% 的基板面积不在直接传导路径上。热量必须横向展开,而这种展开并非没有代价。

因此,基板的总贡献为:

R_base = R_1D + R_spread

其中 R_1D 是穿过基板厚度的一维简单传导(t / (k × A_source)),R_spread 是横向扩散项。R_1D 随厚度线性增长。R_spread 随厚度增加而下降,但收益急剧递减。最佳厚度是两者之和最小的地方——而这个最小值通常比人们预期的更平缓。

为什么薄基板会失效

在 25 mm 见方 IGBT 封装下,2 mm 铝基板在纸面上看起来高效:传导路径短、质量轻。但实际上,基板无法将热量传递到散热器的角落。中心鳍片温度高,外侧鳍片温度低,你花钱买来的有效鳍片面积被浪费了。实测壳温可能比假设基板等温的仿真结果高 8–15 °C。

为什么过厚基板也会失效

使用 15 mm 铝会增加质量、成本、加工时间,并且关键的是——增加一维传导热阻。铝的导热系数约为 200 W/m·K,因此在 25 mm 热源下,基板每增加一毫米,热阻约增加 0.008 °C/W。这听起来微不足道,但在 100 W 下就是 0.8 °C 的纯损失,而且当基板已经足够厚时,几乎买不到额外的扩散效果。

最佳基板厚度:实用表格

下表给出了铝基板(k ≈ 200 W/m·K)和铜基板(k ≈ 390 W/m·K)的指示性最佳基板厚度,假设单个中心热源,基板占地为热源尺寸的 2.5–4 倍。请将这些作为仿真的起点,而非规格。

规律是一致的:随着热源相对于基板增大,扩散影响减小,最佳厚度下降。随着热源缩小,扩散占主导,厚度更重要——但即便如此,曲线也会迅速变平。

铜的导热系数约为铝的两倍,因此扩散热阻下降,最佳厚度变薄。在相同占地情况下,4 mm 铜基板可以优于 8 mm 铝基板,这就是铜基铝鳍设计存在的原因。

何时铜不是答案

如果瓶颈不是扩散而是鳍片到空气的对流,铜几乎买不到任何好处。只有当扩散热阻占总热阻的显著部分时,铜才划算——通常是热源相对于基板较小且鳍片组已经高效时。如果鳍片热阻占主导,应将预算花在增加鳍片面积或改善气流上。

基板厚度如何与其余部分相互作用

基板厚度并非单独起作用。它位于热阻网络的中间,改善一个环节可能会暴露下一个瓶颈。

界面材料

厚基板配差的热界面是浪费。如果 TIM 有 0.5 °C/W 的热阻,而基板贡献 0.1 °C/W,优化基板毫无意义。先解决界面,再解决基板。

鳍片效率

较厚的基板允许使用更高、更薄的鳍片,而基板在加工或组装过程中不会弯曲。这里有一个制造角度:2 mm 基板配 0.8 mm 鳍片难以装夹且容易变形,而 6 mm 基板在挤压、铲齿和 CNC 精加工过程中能保持平整度。

平整度和表面光洁度

只有当基板在整个面积上实际接触热源时,扩散才有效。在 50 mm 范围内凹陷 0.1 mm 的基板会产生气隙,使任何扩散增益都相形见绌。这就是加工公差重要的地方——BQUQ 在 CNC 加工特征上保持 ±0.005 mm,平整度在散热器图纸上明确指定,而非假设。

在生产中经得起考验的设计规则

在四条生产线上的数千个散热器项目之后,有几条规则经得起实际硬件的检验。

1. 对于机加工铝散热器,除非热源大而基板小,否则基板厚度绝不低于 3 mm。低于 3 mm,平整度控制成为主要风险。

2. 铝基板从 5–6 mm 开始,然后进行仿真。只有在模型显示有增益且制造路线支持时才减薄。

3. 当热源与基板比例低于约 1:4 且热流密度超过约 50 W/cm² 时,使用铜。

4. 指定平整度,而不仅仅是厚度。6 mm 基板配 0.05 mm 平整度总是优于 8 mm 基板配 0.2 mm 平整度。

5. 检查组装堆叠。螺钉凸台、安装耳和风扇安装座通常会强制最小基板厚度,而不考虑热学最佳值。

挤压、机加工与铲齿基板

挤压型材的基板厚度由模具固定——通常为 3–8 mm——无需加工成本。如果你的热学最佳值在此范围内,挤压是最便宜的路线。如果需要更厚的基板、机加工凹槽、嵌入件或铜块,CNC 加工是答案。铲齿散热器介于两者之间:基板与鳍片由同一块材料形成,提供优异的鳍片到基板传导,且基板厚度可指定。

实例:25 mm 热源,80 mm 基板,120 W

取一个 120 W 设备,25 mm × 25 mm 热源,80 mm × 80 mm 铝散热器,2 m/s 强制风冷。假设鳍片组加界面贡献 0.22 °C/W,环境温度为 40 °C。

4 mm 和 6 mm 选项实际上相同。2 mm 和 12 mm 选项都差约 4.5 °C——原因相反。这就是基板厚度问题的实际形状:一个宽阔的平台,两侧都有惩罚。

  • 铜嵌入件需要明确的连接。铝基板中的压配或焊接铜块会增加一个界面;如果该界面不良,铜的好处完全丧失。
  • 螺纹深度取决于基板厚度。在铝中,M3 螺纹需要至少 6 mm 的啮合深度才能可靠拧紧。4 mm 基板无法安全地承受 M3 通孔螺纹。
  • 重量会累积。在 80 mm × 80 mm 基板上从 4 mm 增加到 8 mm,会增加约 69 g 铝。在 500 件生产中,就是 34 kg 的额外运输重量。
