解读散热器规格书:数字背后的含义

解读散热器规格书:数字背后的含义

简短回答:在散热器规格书中,真正决定性能的数字是热阻(°C/W)、翅片密度和厚度、基板厚度、平面度(通常每25 mm为0.05–0.1 mm以确保良好接触)、表面光洁度以及材料/镀层。其他所有内容——长度、宽度、质量、孔位——都是机械配合。如果供应商只列出尺寸而没有°C/W或平面度数值,您就无法预测结温。BQUQ在每张散热器图纸上公布材料牌号、挤压公差、机加工平面度(需要时CNC可达±0.005 mm)和镀层厚度,并在12个工作小时内返回报价。

散热器是电子组件中少数几乎完全根据数字购买的元件之一。您无法看到热性能,也无法感觉到翅片效率。规格书就是产品。然而,大多数来料检验争议、现场故障和“运行温度比仿真高”的投诉,都源于规格书被读得太快——或写得太松散。

本文逐行解读典型的铝制或铜制散热器数据表,解释每个数字的物理含义,指出常被误读的数值,并说明中国源工厂应愿意以书面形式保证哪些值。

热阻(°C/W)究竟告诉您什么?

热阻是规格书上最有用的数字。它表示在定义条件下,散热器每耗散一瓦热量,其温度比环境升高多少摄氏度。

如果散热器额定为0.8 °C/W,而您的设备耗散25 W,则散热器基板将比环境空气高约20 °C——这还不包括界面材料、封装内部的扩散热阻以及任何气流不足。

有三点注意事项:

  • 额定值是有条件的。没有标明气流(自然对流、200 LFM、400 LFM)和热源尺寸的°C/W值毫无意义。在400 LFM管道流中性能为0.6 °C/W的散热器,在静止空气中可能为2.5 °C/W。
  • 它不是整个路径。总结到环境热阻 = 结到壳 + 热界面材料(TIM)+ 壳到散热器 + 散热器到环境。散热器通常只占总量的50–70%。
  • 它不是线性的。如果辐射、自然对流或TIM泵出改变机制,瓦数加倍并不简单地使温升加倍。

比较两个供应商时,坚持两者在相同气流和相同热源占位面积下报价。否则您比较的是营销,而不是物理。

哪些尺寸重要,哪些只是配合?

图纸的大部分是机械性的。这没问题——但要了解哪些尺寸具有热后果。

一个常见错误是追求最大翅片数量。在自然对流中,低于约6–8 mm的间隙实际上可能降低性能,因为热空气无法逸出。在带管道风扇的强制对流中,紧密的2–3 mm间隙成为优势。正确的翅片间距是您气流的函数,而不是图纸美观的函数。

挤压型材与机加工特征

挤压型材定义翅片几何形状,模具决定可可靠生产的最小翅片厚度和最大翅片高度与间隙比。其他所有内容——安装孔、攻丝凸台、热管腔、平坦机加工基板——都是二次机加工。

为什么平面度是最常被低估的规格?

平面度决定您的TIM实际发挥多少作用。在50 mm跨度上凸起0.15 mm的基板会将导热硅脂挤成楔形,在中心留下厚的高热阻层——正是芯片最热的地方。

材料和镀层规格真正意味着什么?

材料选择设定了性能上限。以下电导率值为典型手册数据,随回火状态和纯度而变化。

镀层和涂层也很重要:

  • 黑色阳极氧化增加发射率,有助于自然对流,但增加薄热障。典型阳极氧化层为10–25 µm。
  • 镀镍保护铜免受氧化并提高可焊性;厚度通常为3–10 µm,应规定公差。
  • 裸机加工表面最便宜但会氧化,批次间外观不一致。

供应商应保证哪些数字?

可信的散热器规格书将承诺分为三个层级:

1. 保证的尺寸和外观规格——型材尺寸、机加工公差、平面度、粗糙度、镀层厚度、孔位。这些出现在图纸和检验报告上。

2. 保证的材料规格——合金牌号和回火状态,附可追溯至炉号的材质证明。

3. 指示性性能规格——°C/W曲线、气流降额、压降。这些来自仿真或台架测试,其有效性取决于同时声明的边界条件。

询问任何供应商每个数字属于哪个层级。将仿真°C/W作为保证值呈现的工厂要么缺乏经验,要么过于自信。除了尺寸之外什么都不提供的工厂没有解决您的热问题。

如何公平比较两个报价?

当两个报价价格不同时,在决定前将其标准化:

  • 将两者转换为相同气流条件和相同热源尺寸。
  • 检查平面度和粗糙度是否指定,还是仅暗示。
  • 确认镀层厚度公差,而不仅仅是“黑色阳极氧化”。
  • 询问检验方法和抽样计划。
  • 将MOQ和模具成本与单价分开确认——挤压模具是一次性费用,应如此报价。

常见问题

问:更低的°C/W总是更好吗?

答:不一定。只有在测量该数值时的气流和热源尺寸下,更低的热阻才更好。针对400 LFM管道流优化的散热器在静止空气中可能比更简单的设计表现更差,因为紧密的翅片间隙阻碍自然对流。始终在实际工作条件下比较,并将任何没有声明边界条件的°C/W值视为仅指示性。

问:散热器基板应指定什么平面度?

答:对于大多数硅脂安装的电子产品,每50 mm 0.05 mm是实际目标;高功率CPU或GPU应用通常需要0.025 mm或更好,软导热垫可容忍0.10 mm。还要指定测量方法——平板加千分表,或关键件用CMM——以便您的来料检验与供应商的出厂检验一致。

问:阳极氧化会损害散热器性能吗?

答:在传导方面略有影响,但在自然对流中通常总体有帮助,因为黑色表面辐射更多热量。典型的10–25 µm阳极氧化层在基板界面增加小的热障,但显著提高发射率。在辐射是次要路径的强制对流中,好处缩小,裸面或轻处理表面通常足够。

问:如何知道供应商的热数据是否真实?
