散热器安装方式:卡扣、螺丝、粘合剂与热性能

安装方式是一个热性能决策,而不仅仅是机械决策:散热器与元器件之间的接触压力决定了界面热阻,典型的导热垫片和导热硅脂需要10-50 psi的夹紧力才能正常工作。螺丝提供最高、最可重复的压力和最佳的热性能;冲压弹簧卡扣提供可控力且无需工具即可快速组装;粘合剂和胶带则以牺牲性能和可返工性为代价,实现在无孔或无紧固件可用的位置安装散热器。

即使是最好的散热器,其性能也不会优于其安装接合面。压力过小,界面材料会凸起,留下空气间隙;压力过大,则会压裂元器件、使基板翘曲或压碎封装。卡扣、螺丝和粘合剂各自施加不同的力,产生不同的热性能结果,并带来不同的制造和维护问题。本指南以真实数据对比它们,并告诉您何时该选用哪种方式。

为什么接触压力是一项热性能规格

热量通过界面材料(导热硅脂、垫片或粘合剂)穿过元器件与散热器之间的接合面。该材料只有在被压缩成薄而均匀的粘合层时才能发挥性能。当压力低于约10 psi时,垫片无法贴合表面粗糙度,接触不均匀;性能随压力增加而提升,并在50-100 psi区域趋于平稳,此时接合面已达到材料允许的最薄状态。超过该平台期继续增加压力只会带来风险,而无任何收益。

螺丝:性能基准

使用螺丝安装散热器并涂覆导热硅脂是性能基准:受控扭矩提供受控压力,接合面薄而稳定,且散热器可在不损坏的情况下拆卸返工。螺丝安装需要在PCB或元器件法兰上设计孔位,需要工具操作空间,并需注意扭矩——将裸铝底座过度拧紧到陶瓷封装上是导致模块开裂的典型原因。请使用带肩垫圈或弹簧垫圈,对于振动环境,请使用螺纹锁固剂或防松螺丝。

弹簧卡扣——冲压金属件或线材成型件,钩住散热器和元器件——无需工具即可施加力,且无扭矩偏差。设计良好的卡扣能以可重复的力将散热器固定,该力不依赖于装配工的手劲,并且卡扣因具有弹性而能适应热膨胀。这是TO-220、TO-247等PCB元器件以及内存或芯片组散热器的默认选择,这也是为什么冲压卡扣式冲压散热器在高产量消费电子产品中占主导地位。

当没有元器件法兰、PCB孔位或工具操作空间时,粘接是解决方案。导热胶带是填充了导热陶瓷颗粒的压敏胶——撕下、贴上、按压。它们速度快且易于自动化,但其热阻是所有安装方式中最高的,在持续负载和温度下会蠕变,且移除时通常会损坏胶带,甚至常常损坏元器件。导热环氧树脂能提供更好、更薄的粘合层和更高的强度,但需要固化时间、控制点胶量,并且是永久性的。
