导热硅脂在导热性能上胜出,导热垫片在制造工艺上胜出,而间隙填充材料则用于填补那些棘手的间隙。性能优异的导热硅脂配合薄粘合层,热阻抗可达0.1-0.5 K·cm²/W;典型的1毫米厚导热垫片热阻抗是其5-20倍,但无需点胶和清理;当间隙在1-5毫米且形状不规则时,间隙填充材料是唯一合理的选择。请按此顺序决策:热阻抗目标、生产量以及部件的拆卸方式。

没有两个固体表面能够完美接触。在显微镜下,即使是经过机加工的表面也存在峰谷,而滞留其间的空气是极佳的隔热体。导热界面材料(TIM)填充这些空隙,使热量能够穿过接合面传导,而非在静止的空气中缓慢传递。本指南以真实数据对比三类TIM,并说明在何种情况下,与修复机械设计相比,选用最巧妙的材料反而是错误的答案。

首先,关键指标:热阻抗

数据手册强调材料的体导热系数(W/m·K),但您的接合面实际感受到的是热阻抗——即导热系数除以材料最终厚度,再乘以面积。一块5 W/m·K、厚2毫米的垫片,其性能可能不如被压缩至0.05毫米的1 W/m·K导热硅脂。诚实的规格参数应是在规定压力和厚度下的热阻抗(K·cm²/W)。

导热硅脂:性能最佳,工艺最繁

导热硅脂适用于:单一平面接合、中高功率密度、以及需要可返工接合的应用。当组装要求自动化且无残留、部件需频繁拆卸、或接合面大且不平时,它则无法胜任。来自实验台的一条警告:硅脂并非越多越好——过厚会增加热阻,因此目标是覆盖两个表面的最薄均匀层。

导热垫片:利于制造,牺牲热阻抗

导热垫片是预成型的填充硅酮或丙烯酸片材,您只需撕下、放置并夹紧即可。无需点胶、无需固化、无需清理,且能容忍一定的表面不平整和元件高度差。这种便利性牺牲了导热性能——垫片所需厚度是硅脂的数倍,并且需要真实的夹紧压力才能变形贴合表面。典型建议安装压力为10-50 psi,这就是为什么使用垫片安装的散热器需要弹簧夹或螺钉而非仅靠重力放置。

间隙填充材料是柔软、高适形性的材料——片材、腻子或可点胶液体——设计用于填充电路板与外壳或散热器之间约0.5毫米至5-10毫米的空间。当元件高度不一且不存在单一平面接合时使用它们:填充材料可同时挤压包裹高大的电容和矮小的电感,将热量从每个元件传导至金属壁。其热阻抗相比硅脂较高,但替代方案——完全没有接触——则糟糕得多。

常见错误是在本应使用硅脂或垫片的地方使用间隙填充材料。如果您的表面平整且间距小,使用3毫米的填充片纯粹是热性能损失;应设计平整且薄的接合面。填充材料也需要约束:它们质地柔软,因此需设计挡墙或凹槽,以确保在组装和返工过程中填充材料保持在原位。

电气绝缘及其他选择维度

您是否需要TIM提供电气绝缘?陶瓷或氧化铝填充的垫片和硅脂在导热的同时提供绝缘;石墨导电,绝不能桥接带电线路;金属背衬垫片用于接地和屏蔽。电压隔离是一个独立的规格——如果模块基板承载高电压,请选择额定电压匹配的TIM,并在实际夹紧压力下验证,因为更薄总是意味着更小的介电余量。
