铜芯与嵌铜散热器:何时值得投入

简短回答:当扩散热阻——而非翅片表面积——成为瓶颈时,铜芯或嵌铜设计才值得投入。经验法则:如果热源占基板面积的比例低于约 20%,且热流密度超过约 50 W/cm²,那么在相同外形尺寸下,铜基板或嵌铜设计通常能将结温比全铝设计降低 5–15 °C。低于此阈值,额外成本(通常为铝基板的 1.8–3.5 倍)很难收回。BQUQ 在东莞将铜基板和铜铝嵌件加工至 ±0.005 mm,并在 12 个工作小时内报价。

为什么铜并非自动更优

每个散热器都要依次解决两个问题:将热量横向穿过基板传导至足够的翅片面积(扩散),以及将热量从翅片表面传递到空气中(对流)。铜在第一个环节具有决定性优势,在第二个环节仅略有优势。

数据可以说明问题。铜的导热系数约为 385–400 W/m·K,具体取决于牌号和状态。常见的 6063 铝约为 200 W/m·K,压铸合金可能低至 96–120 W/m·K。铜的导热能力大约是铝的两倍。但铜的密度也约为铝的三倍(8.96 g/cm³ 对比 2.70 g/cm³),且每公斤价格高得多,因此全铜散热器沉重、昂贵,在强制风冷下往往并不比设计良好的铜底铝翅片散热器更好。

实际结论:铜应用于热量集中的地方,铝应用于热量扩散的地方。这一句话决定了以下大部分设计决策。

一段话理解扩散热阻

当 10 × 10 mm 的芯片位于 60 × 60 mm 的基板上时,热量必须先通过基板向外扩散,翅片才能发挥作用。这种扩散会产生温度梯度,称为扩散热阻。它与热流密度成正比,与基板导热系数和厚度成反比。将基板厚度加倍略有帮助;当热源较小时,将基板导热系数加倍帮助更大。这就是为什么铜芯几乎只出现在高热流、小热源的应用中:IGBT 模块、激光二极管阵列、大功率 LED COB、射频放大器和密集功率转换级。

实际中的交叉点

没有通用的阈值,但以下指示性表格反映了我们在客户项目中观察到的情况。请将其作为您自己热仿真的起点,而非规格标准。

规律是一致的:热源越小、越热,铜芯就越能收回成本。

铜底铝翅片:主力设计

最常见的含铜散热器并非全铜。它是铜基板或铜嵌件与铝翅片组结合。这样铜的扩散性能恰好用在需要的地方,而铝的轻量化和低成本用在其他地方。

铜铝结合的三种方式

压配嵌件是大多数工业和电信项目的务实中间方案。正确加工的凹槽具有 0.03–0.08 mm 过盈量、平坦底部,并在界面处涂少量导热硅脂或相变材料,就能以极低成本达到接近钎焊接头的效果。关键在于过程控制:凹槽深度、圆角半径和压入力度都必须严格控制,否则嵌件会凸出,安装面平面度会超差。

当零件会经历反复热循环、振动或高峰值热流时,钎焊是正确选择。它消除了界面变量。但它也增加了炉时、工装和检验——并且限制了材料配对,因为并非所有铝合金都能干净地钎焊。

何时全铜基板合理

有时整个基板都应该是铜。当热流极高、基板同时是结构或电气元件(例如母线或冷板),或者基板小到重量代价微不足道时,就会出现这种情况。40 × 40 × 8 mm 的铜块重约 115 g——相对其尺寸较重,但在机架安装组件中不成问题。

全铜基板也更容易加工到严格的平面度,因为无需管理双金属界面。如果您的平面度要求严于基板整体约 0.05 mm,即使材料成本更高,单材料铜基板通常也是风险更低的路径。

真正有效的设计规则

基板厚度与嵌件厚度

铜嵌件不需要很厚。由于导热系数高,3–5 mm 的铜嵌件在扩散方面通常优于 10 mm 的铝基板。超过此厚度会增加重量和成本,而热收益递减。例外情况是嵌件还需承受机械载荷或提供螺纹安装。

嵌件尺寸

嵌件尺寸应覆盖热源并留出约为热源尺寸 1.5–2 倍的余量。与芯片尺寸完全匹配的嵌件对扩散几乎无帮助;热量仍必须立即穿过铜铝边界。远大于需要的嵌件浪费金钱,并增加一个必须承受热循环的大双金属接头。

界面与安装

翅片侧保持铝

在风冷应用中,没有热学理由用铜做翅片。翅片到空气的对流系数是限制因素,铜无法改善它。铜翅片主要出现在液冷冷板中,因为冷却液侧系数足够高,翅片导热系数才重要——这完全是另一个设计问题。

制造:铜如何改变车间

铜的加工特性与铝不同。它更粘,加工硬化快,刀具磨损更大。进给和速度降低,刀具寿命缩短,排屑需要关注。对于机加工铜基板或带铜嵌件的凹槽铝基板,这转化为实际成本差异。

十分钟内可运行的决策流程

1. 估算热源处的热流密度:瓦数除以热源面积(cm²)。

2. 估算热源占可用基板面积的比例。

3. 如果热流密度低于约 40 W/cm²,且热源覆盖超过约 20% 的基板,从铝和更厚的基板开始。

4. 如果热流密度超过约 50 W/cm²,且热源较小,对铜嵌件建模。在决定前与更厚的铝基板对比。

5. 检查高度、重量或成本预算是否排除铜。如果重量关键,嵌件优于全铜基板。

6. 确认安装界面能否实际提供假设的接触热阻。如果不能,先解决这个问题。

在决定用铜前先做原型

常见问题

问:铜散热器总是比铝好吗?
