铲齿散热器:工艺、翅片密度与成本

什么是铲齿散热器?

铲齿散热器是一种整体式散热器,其翅片由刀片从实心块表面剪切并掀起金属而形成。没有焊接、钎焊、环氧粘接或铜焊。翅片和基板是同一连续晶粒的铝或铜。

这种连续性在热学上很重要。散热器中的每个接合处都会增加一个热界面。粘合翅片散热器在翅片和基板之间使用环氧树脂或焊料,该层具有自身的热阻以及空洞风险。铲齿翅片没有这样的层,因此热量从基板传递到翅片时仅存在体传导损失。

该工艺也很灵活。由于没有模具,翅片数量、翅片高度、翅片厚度和基板厚度都可以在不同生产批次之间更改,而无需新模具。对于中低批量项目,或仍在进行热验证的设计,这种灵活性通常比挤压更低的单价更有价值。

铲齿工艺如何工作?

铲齿是一种受控的机加工操作,通常在专用铲齿机或经过大幅改造的刨床式平台上进行。顺序简单直接,但对设置误差不容忍。

步骤1:坯料准备

工艺从铝(通常为6061或6063)或铜(通常为C11000)的实心坯料或板材开始。对块体进行端面加工和找方,使顶面在严格公差内平整。坯料中的任何弯曲都会在翅片尖端重现,因此这一步决定了最终平面度的上限。

步骤2:刀片设置与角度

将硬化的铲齿刀片设置成与工件表面成浅角度。刀片不像传统铣削那样切下切屑——它剪切一层金属并将其向上卷起。刀片角度、前角、刃口锋利度和切削深度共同决定翅片是干净立起还是撕裂。

步骤3:连续走刀

刀具前进一个翅片间距,剪切下一个翅片,然后重复。每次走刀掀起一个翅片并在基板中留下浅槽。因此基板厚度会被逐渐消耗,这就是为什么指定基板厚度时必须考虑翅片高度。

步骤4:翅片成型与校直

刚铲出的翅片并不完全笔直。通常通过压制或滚压使其达到一致的高度和平行对齐。翅片高度公差实际上是在这里建立的,在控制良好的生产中通常为±0.05 mm至±0.10 mm。

步骤5:二次机加工

步骤6:表面处理

铲齿实际能达到多少翅片密度?

翅片密度通常表示为间距(中心到中心距离)或每英寸翅片数(FPI)。铲齿通常达到0.8–2.0 mm间距,即约13–32 FPI。在生产中,0.5 mm翅片厚度与1.0 mm间距是非常常见且稳定的组合。

铲齿与挤压:何时选择哪种?

这是最常见的采购问题,诚实的答案是它们解决不同的问题。

选择挤压当:您的翅片间距为2 mm或更宽,年产量足够高以摊销模具,型材需要长且恒定,热目标适中。挤压型材在量产时便宜,并且有大量标准库可供选择。请参阅我们的散热器设计检查清单中的比较。

选择铲齿当:您需要翅片间距低于约1.5 mm,产量为低至中批量,设计仍在变化,或者需要铜散热器。铜无法经济地挤压成密集翅片型材,这正是铜铲齿散热器主导高端应用的原因。

选择粘合翅片当:您需要高于约60 mm的翅片,或者需要混合材料,例如铜基板配铝翅片。

一个实用规则:如果挤压可以在2 mm或更宽间距下达到您的热目标,并且年产量超过约5,000件,挤压通常每件更便宜。低于此产量,或间距低于1.5 mm,铲齿通常在总拥有成本上胜出,因为没有模具需要摊销。

铜是主要变量。铜每公斤成本是铝的几倍,密度约为铝的三倍,因此相同几何形状的铜铲齿散热器成本很容易是铝制的3–5倍。仅在确实需要更高导热性时指定铜——通常是在源处热流密度高于约50 W/cm²的应用中,或基板中的扩散热阻占主导时。

机加工时间随翅片走刀次数成比例增加。翅片数量加倍大致使铲齿时间加倍,这就是为什么激进的翅片密度带来实际成本惩罚,而不是免费的表面积。
