CPU散热器设计:塔式、下压式与一体式水冷

简要回答:选择CPU散热器,先看三个数字:持续TDP、可用高度和气流路径。4–6热管的塔式风冷通常在150–160 mm高度下处理120–220 W;下压式散热器可装入40–70 mm以下空间,但通常上限在65–100 W左右;240–360 mm一体式水冷可转移200–350 W热量,冷排安装在别处。成本取决于铜质量和鳍片面积,而非品牌。对于定制或OEM项目,BQUQ在一家ISO9001东莞工厂内加工和冲压散热器组件,CNC特征精度达±0.005 mm,报价在12个工作小时内返回。

CPU散热器实际上是如何传递热量的?

每个CPU散热器都是一条由四个热阻组成的链条,最薄弱的环节决定温度。热量从芯片通过集成热扩散器(IHS)传出,穿过热界面材料(TIM),扩散到基板,沿热管向上或通过冷板传递,最后从鳍片散入流动空气中。

这就是为什么更大的风扇很少能解决CPU过热问题。如果基板太小,或者热管与鳍片之间的焊接不良,额外的气流只会冷却那些原本就没有获得热量的鳍片。

工程师使用的实用模型是热阻网络:结到壳、壳到散热器、散热器到空气。每个阶段都会增加每瓦的温升。一个标称“180 W”的散热器,只是其总热阻能让典型芯片在该负载下保持在其降频点以下。一旦知道了热阻预算,几何选择就变成了算术,而不是猜测。我们关于散热器热阻网络如何构建的分解文章逐步讲解了数学计算。

传导、扩散与对流

  • 传导取决于材料和横截面。铜的导热系数约为385 W/m·K,铝约为200 W/m·K。铜在纸面上胜出,但密度约为铝的三倍,且更昂贵。
  • 扩散是隐藏的成本。一个40 × 40 mm的芯片将150 W热量注入60 mm的基板会产生热点。更厚的基板和均热板的存在纯粹是为了将热流横向扩散。
  • 对流是鳍片面积乘以气流。鳍片数量、鳍片厚度、鳍片间隙和静压相互作用——密集的鳍片需要高静压,否则会气流不足。

塔式、下压式还是一体式水冷:哪种架构适合?

三种主流架构在抽象意义上没有好坏之分。它们解决不同的约束条件。

两条经验法则在实践中成立。第一,高度通常是限制因素,而不是TDP——在选择任何东西之前,从IHS测量到侧板。第二,下压式散热器性能损失主要是因为鳍片面积和再循环,而不是基板不好。顶吹式散热器将热空气推回主板,这在风道式工业机箱中没问题,在封闭玻璃侧板机箱中则很差。

一体式水冷将固定的高度问题换成了安装和水泵寿命问题。它们还增加了第二个热界面(冷板到冷却液)和一个消耗2–6 W且永远不会完全停止噪音的水泵。

均热板何时优于热管?

当芯片小且瓦数高时——比如200 W以上进入小于50 mm²的热点,或者下压式散热器几乎没有垂直空间来布置热管。均热板在二维而非一维扩散,在热量到达鳍片之前就压平了热点。在普通塔式散热器中低于约100 W时,额外成本很少能收回。

应该指定什么材料和制造路线?

这是设计意图与工厂车间相遇的地方,也是成本真正被决定的地方。

对于塔式和下压式风冷散热器,鳍片堆通常是体积最大的部件,决定了单位成本。冲压鳍片在大批量时最便宜;铲齿鳍片提供连续的铜或铝基板,没有结合线,当需要尽可能低的扩散热阻时很有吸引力。铲齿工艺如何将实心块变成鳍片解释了刀具磨损、鳍片高度限制和最小鳍片间隙方面的权衡。

对于一体式水冷冷板,板内部的微通道几何形状比外部可见的任何东西都重要。通道宽度、深度和壁厚控制热阻和压降——而压降决定你必须为水泵支付多少。

铜与铝:诚实的划分

在热量密集且空间狭小的地方使用铜:基板、热管壁、均热板外壳,以及高端下压式散热器中的铲齿鳍片堆。在热量已经扩散的地方使用铝:塔式散热器中的鳍片堆、支架、导风罩和挤压外壳。铜底铝鳍设计以一小部分质量获得了大部分好处。纯铜鳍片堆存在,但沉重、昂贵,通常是营销决策而非工程决策。

如何同时确定鳍片堆和风扇的尺寸?

鳍片几何形状和风扇选择是一个决定,而不是两个。

  • 鳍片间隙。对于1500–2000 RPM的120 mm风扇,1.2–1.8 mm间隙是最佳点。小于1.0 mm会急剧增加静压需求,并更快积聚灰尘。
  • 鳍片厚度。冲压鳍片通常使用0.3–0.5 mm铝。更薄节省质量和成本,但降低沿鳍片的传导。
  • 鳍片高度和数量。总表面积是目标;相同占位下更高的堆增加面积,但也增加空气路径阻力。
  • 风扇曲线。将风扇的压力-流量曲线与散热器的阻抗匹配。在密集散热器上使用高CFM、低压力风扇是常见且昂贵的错误。

对于工业和机架应用,同样的逻辑适用于不同的约束——灰尘、振动、24/7运行,以及通常固定的1U或2U高度。在这些情况下,带风道的高静压鼓风机下压式散热器通常优于无法获得清洁空气的更大开放式散热器。

常见问题

问:对于150 W CPU,塔式风冷还是一体式水冷更好?

答:两者都可以。一个约155 mm高的5–6热管塔式散热器通常用一个120 mm风扇就能承受150 W负载,且没有水泵故障。240 mm一体式水冷处理相同负载峰值温度更低,但增加了水泵噪音、第二个界面和有限的使用寿命。根据机箱间隙和噪音目标选择,而不是根据标称瓦数。

问:下压式CPU散热器实际需要多少高度?

答:对于65–100 W部件,计划从IHS到风扇顶部40–70 mm。低于40 mm时,通常限制在35–65 W,除非使用均热板或风道鼓风机。始终测量到侧板,而不是到主板,并为插槽和主板公差留出2–3 mm。

问:在CPU散热器中铜总是优于铝吗?

答:不。铜的导热系数约为铝的两倍,但密度约为三倍且更昂贵。铜在热量密集的地方有回报——基板、热管壁、均热板、铲齿堆。对于鳍片堆,铝键合到铜底以一小部分重量和成本提供了大部分性能。

问:对于120 mm风扇,我应该指定什么鳍片间隙?
