均热板设计:吸液芯、厚度与功率

简短回答:均热板在二维而非一维方向上扩散热量,因此当热源较小而散热器较宽时,它优于热管。对于30–100 W的15–25 mm芯片,采用烧结粉末吸液芯、壁厚0.3–0.5 mm、总厚度2.0–3.0 mm的铜质均热板是标准的起点。用于手机和平板的超薄均热板总厚度可低至0.4–0.6 mm,但实际容量大约在10–20 W。从芯片到均热板表面的热阻通常在0.15至0.4 °C/W之间,具体取决于吸液芯、填充量和平面度。低于5 W,或当热源尺寸已与散热器占位面积匹配时,实心铜或铝散热块更便宜且效果相当。

均热板实际的作用

均热板是一个密封的铜质外壳,内部含有少量工作流体,通常为去离子水,处于部分真空下。热量在蒸发段进入,使流体沸腾,蒸汽通过内部腔体流向较冷的区域。在那里冷凝并将潜热释放到壁面,壁面再将热量传导到其上方的任何散热器。内衬腔体的毛细吸液芯将液体送回蒸发段。

与热管的关键区别在于几何形状。热管沿一个轴移动热量。均热板在平板上的两个轴向上移动热量,这意味着10 mm × 10 mm的芯片可以扩散到60 mm × 60 mm的基板中,而无需厚铜块。这就是均热板在高功率移动设备、GPU散热器和密集电力电子中占主导地位的原因。

三个参数驱动每个设计决策:吸液芯结构、壁厚以及均热板必须承受的功率密度。把这些做对,剩下的就是机械集成。

吸液芯结构:烧结粉末、丝网、沟槽、混合

吸液芯是均热板的引擎。它必须足够快地将液体送回蒸发段以匹配蒸发速率,并且如果均热板垂直安装,还必须克服重力。

烧结粉末提供最强的毛细驱动力,这在均热板必须在任何方向工作时很重要。权衡是渗透率:紧密堆积的细粉末阻碍液体流动,因此即使毛细压力高,吸液芯在高功率下也可能干涸。丝网更便宜且渗透性更好,但孔径更大,毛细压力更低。沟槽吸液芯制造成本最低,在水平安装时效果良好,但对方向敏感,很少适用于风扇向上或向下的安装。

混合吸液芯的存在正是为了打破毛细压力与渗透率之间的权衡。常见方法是在蒸发段使用烧结粉末,在冷凝段使用丝网或沟槽路径,这样液体通过低阻力通道返回,而蒸发段保持细孔用于沸腾。对于1.5 mm以下的薄型均热板,混合设计通常是同时达到功率和方向目标的唯一方法。

给采购商的一个实用提示:吸液芯选择在均热板层面确定,密封后无法更改。如果热目标严格,请在开模前确定吸液芯。

均热板可以有多薄?

总厚度是两个壁厚加上内部腔体之和。腔体必须保持足够开放以允许蒸汽流动和吸液芯厚度,因此存在硬性下限。

薄壁是限制因素。0.10 mm的铜壁在搬运和回流过程中容易变形,内部压力随温度变化可能使其鼓胀。低于约0.8 mm总厚度时,组装后的平面度成为主要的良率风险,而非热性能。如果您的应用需要低于1 mm且高平面度,请计划加强框架或粘合载体板。

对于大多数工业和消费电子产品,2.0–3.0 mm是最佳选择:足够的腔体用于坚固的吸液芯,足够的壁厚用于标准回流和螺钉组装,热阻足够低,均热板不再是瓶颈。

功率处理与热流密度限制

功率容量不是一个单一数字。它取决于蒸发段的热流密度、总功率、方向和冷凝面积。

热流密度是杀死均热板的数字。20 mm × 20 mm芯片上的100 W负载为25 W/cm²,这对烧结吸液芯来说很舒适。同样的100 W在5 mm × 5 mm芯片上为400 W/cm²,这将使大多数标准吸液芯干涸,需要更厚的蒸发段吸液芯、芯片下方的铜散热块,或两者兼有。

作为经验法则:

  • 低于5 W/cm²:任何吸液芯都有效,方向几乎无关紧要。
  • 5–40 W/cm²:烧结粉末或混合,标准设计即可。
  • 40–100 W/cm²:更厚的蒸发段吸液芯、更大的腔体、仔细的填充量。
  • 高于100 W/cm²:在芯片和均热板之间添加铜或金刚石-铜散热块,或接受更厚的均热板。

填充量太重要了,不能猜测。流体太少,均热板在高功率下干涸;太多,冷凝器淹没,增加热阻并产生压力波动,可能使薄壁鼓胀。填充量通常设定为腔体体积的百分比,并通过热循环验证,而不仅仅通过计算。

界面设计:平面度、导热界面材料与安装

均热板的好坏取决于两侧的界面。在芯片侧,平面度和表面粗糙度控制导热界面材料(TIM)的粘合层。在散热器侧,均热板与翅片堆叠之间也是如此。

使用导热硅脂或相变垫片的均热板的典型目标:

  • 平面度:芯片接触区域0.05 mm,较大尺寸的整个板面0.10–0.15 mm
  • 表面粗糙度:接触面Ra 0.4–1.6 µm
  • 蒸发面和冷凝面之间的平行度:0.05–0.10 mm
  • 芯片下方的基板厚度:足以使螺钉扭矩不会使板弯曲

安装压力是常见的故障点。均热板是薄壳,因此螺钉或夹子的点载荷可能使壁凹陷并挤压腔体。使用加强框架,将螺钉位置分布在远离芯片的地方,并指定受控扭矩。如果组件经过回流,请记住内部压力随温度升高;在25 °C下看起来平坦的均热板在260 °C时可能弯曲。

决策通常归结为热源到散热器的几何形状。如果芯片小且散热器宽,均热板胜出,因为它消除了扩散瓶颈。如果芯片已经与散热器尺寸相同,实心散热块更便宜且几乎一样好。如果热量必须长距离传输到远程散热器,热管或均热板加管组件是正确的答案。

制造与采购考虑

均热板通过冲压或蚀刻两个铜半壳、烧结或铺设吸液芯、连接半壳、抽真空和填充、然后密封来制造。连接步骤是大多数质量问题的根源。扩散焊和激光焊都可行,但每种都会留下不同的接缝几何形状以及不同的泄漏或吸液芯损坏风险。

买家应要求:

1. 泄漏率规格。 氦气泄漏测试,并说明拒收阈值,而不仅仅是“经过泄漏测试”。

2. 热性能曲线。 在指定方向和填充量下的热阻与功率关系,而不是单点数据。

3. 平面度和粗糙度数据。 在实际接触区域测量,并说明测量方法。

4. 寿命测试数据。 热循环和高温存储结果,即使只是指示性的。

5. 填充量控制。 如何设定以及如何逐件验证。

常见问题

问:均热板的最小实际厚度是多少?

答:目前批量生产的实际下限约为总厚度0.4 mm,使用0.10–0.15 mm的壁厚和非常薄的腔体。在该厚度下,功率容量降至约5–20 W,平面度成为主要的良率风险。对于工业设计,1.5–3.0 mm要宽容得多,并覆盖大多数功率水平。
