电子设备风冷与液冷对比:实用选型指南

在数据证明需要改变之前,风冷是正确的选择:大致适用于通风产品中每模块约200-300W的功耗,或元件表面约5-15W/cm²的热流密度。超出此范围——如1kW以上的IGBT模组、高密度机箱中的高端服务器CPU、激光器或牵引逆变器——液冷则成为主导,因为冷板的熱阻可达0.005-0.05K/W,而最佳风冷散热器的熱阻难以低于0.1K/W。这个交叉点是一个数学问题,而非潮流选择。

空气免费、简单且无处不在;液体密度高、能力强但复杂。水单位体积携带的热量约为空气的3500倍,这就是为什么一个薄冷板能吸收大量翅片散热器无法吸收的热量。但液冷系统增加了泵、管路、接头、散热器以及泄漏风险——因此工程问题在于,对于您的功耗、热流密度以及产品在应用现场的使用寿命而言,交叉点究竟在哪里。本指南提供了决策所需的数据。

风冷的极限在哪里

要点:液冷在处理集中热量方面胜出——高热流密度、高总功耗、密闭空间。其两个实际成本是系统复杂性和散热器:在散热器处,您又回到了风冷,空气侧的散热仍然需要翅片表面和气流,只是位置更方便而已。

中间方案:热管和均温板

在转向泵驱液冷之前,请考虑热量扩散的中间方案。热管和均温板能以几乎无温降的方式横向传递热量,使您能够将热量从小型高热芯片转移到风冷可以有效冷却的大型远端翅片区域。它们是无源、密封的,并且与泵驱回路相比成本低廉,这就是笔记本电脑、服务器和高密度LED灯具广泛使用它们的原因。

没人放在明面上的系统成本

液冷将成本从散热器转移到了整个系统。冷板需要一个为回路选型的泵、一个为满负荷设计的散热器、散热器上的风扇、管路和快插接头、带腐蚀抑制剂的冷却液(或直接接触电子元件的去离子水),以及泄漏和防冻策略。泵的寿命通常为30,000-70,000小时——优于许多风扇,但它仍然是一个需要定期更换的磨损件。现场维护需要经过培训的人员和备用冷却液,这就是工业用户在产品线中标准化一种回路设计的原因。
