服务器散热器:风冷、冷板与AI负载

简短回答:在1U/2U服务器中,采用热管或均热板散热器的风冷仍能处理约300–400 W的主流CPU,但700 W及以上的AI加速器已推动行业转向液冷冷板,将芯片到冷却液的热阻保持在约0.02–0.06 K/W。这一转变既是物理的,也是经济的:当每个机架的热量超过约20–30 kW时,风冷需要极大的气流和功耗,液冷在总成本上胜出。如果您的零件是机加工的铜或铝冷板,冷却液通道和安装面的公差决定了热性能的成败。

服务器热设计曾经是一项目录式工作:选择能装入插座禁布区的最大散热器,然后检查风扇转速。当CPU功率超过实心铝鳍片块所能散发的热量时,那个时代结束了;当GPU和AI加速器模块在单代内将功率密度提高两倍时,它再次结束。理解风冷止步、液冷起步的位置,如今是一项采购决策,而非物理脚注。

风冷路径:热管与均热板

如今几乎所有风冷服务器散热器都是铜或铝底座,带有热管或均热板,将热量扩散到密集的铝鳍片堆中。热管以远高于实心金属的有效导热率横向移动热量,然后鳍片堆将其排入管道风扇气流中。高端1U散热器的典型性能:在10–20 CFM强制气流下,壳到空气热阻为0.15–0.30 K/W,足以在合理的结温下处理200–300 W的CPU。

物理极限并不奇特。一个300 W芯片需要散热器到空气的热阻约为0.25 K/W,以保持75 °C的温升,这意味着通过鳍片移动约300 W的热量,而空气的比热仅约1 kJ/kg·K。将芯片功率加倍,就需要将气流加倍、表面积加倍,或两者兼有,而在机架规模上,这种计算与风扇功率和噪音相冲突。结果:根据密度不同,风冷机架在约15–30 kW的IT热负载下是实用的,超过此值所需的气流变得荒谬。

这些机架数字是传统气流分布和典型19英寸机架的指示性范围;高密度AI机架现在超过100 kW,只有液冷路径能将其保持在热极限以下。交叉点约为每个机架20–30 kW,这就是为什么超大规模AI部署将液冷作为标准配置。

冷板:加工就是热设计

冷板是一块带有内部冷却液通道的金属块,直接安装在芯片上。它的任务是以尽可能小的温降将热量传入流动的水中,由于水的对流系数比空气高100–1,000倍,重要的热阻不再是流体侧,而是金属和界面。一个制作精良的铜冷板在1–2 L/min流量下,芯片到冷却液的热阻保持在约0.02–0.06 K/W。

一个冷板优于另一个的原因在于制造。通道几何形状决定了热性能和压降:更多更窄的通道改善传热但增加泵送压力,经典的设计问题是在热阻与通常10–50 kPa的机架歧管压降预算之间取得平衡。安装面必须平整到百分之几毫米,以使TIM层保持薄,通道必须机加工或成形而无毛刺,以免脱落进入冷却液回路。这是精密CNC的领域,这就是为什么机加工冷板通常由铜C110或铝CNC铣削而成,然后根据冷却液化学性质进行镀镍或保持裸材。

AI负载:发生了什么变化

AI加速器以三种方式改变了热目标。每芯片功率从300–400 W的CPU级别攀升至700 W及以上,而芯片面积并未以相同速率增长,因此芯片表面的热流密度大约翻倍。其次,系统每个节点封装八个或更多加速器,因此热问题从一个热点转移到整个机架。第三,利用率是连续的:AI训练使芯片满负荷运行数天,而非通用服务器的突发模式,因此峰值热设计就是稳态。

结果是,AI冷板不再是可选的工程练习。典型的AI服务器冷板必须在冷却液入口约25–45 °C、出口高10–15 °C的条件下,为每个加速器转移700–1,200 W的热量,而多芯片模块下冷板的扩散热阻与其通道性能同样重要。制造商以严格的通道公差加工这些冷板,对每个单元进行压力测试,并验证安装面平整度,因为翘曲的冷板或泄漏的接头会将热设计变成数据中心的水淹。这也是为什么即使旗舰产品转向液冷,热管与散热器的决策对于风冷剩余部分仍然重要。

指定服务器散热器或冷板

当您将服务器热部件送到工厂时,重要的规格是那些影响热路径的规格。对于风冷散热器:底座材料、热管数量和布局、鳍片密度以及插座处必须承受的负载。对于冷板:冷却液、流量和入口温度、压降预算、芯片占位和热点图,以及安装和密封要求。还要说明失效标准:该数字是在规定环境下的最高壳温,还是完整的热阻预算?

服务器热部件的产量故事与直觉相反。冷板和散热器底座是低产量、高精度的组件,因此CNC加工是默认选择:无需支付模具费用,几何形状变更仅花费编程时间,原型与生产件采用相同工艺加工。这使得机加工零件非常适合新服务器平台的认证周期,因为热解决方案随每一代CPU变化,模具在摊销之前就会过时。

在更高产量下,设计分为适合不同工艺的部件。铜冷板保持机加工,因为通道几何形状和平整度要求不会随产量放宽。其周围的铝部件——安装支架、加强件、风冷部分的冲压鳍片组——可以在设计冻结后转向挤压或冲压,此时单件成本比机加工降低一半或更多。工程技巧是尽早设计拆分,使机加工热芯和冲压结构件按其自身工艺指定,而不是与之对抗。

认证步骤值得安排时间。冷板的压力测试在量产时通常为100%,泄漏率由系统集成商指定;每个承载TIM的部件都要检查芯片面对面的平整度;镀镍铜的镀层厚度根据冷却液化学规格进行抽样。这些都是精密工厂的常规操作,但每一项都需要明确的规格,而定义过晚是热项目滑期的原因。将目标热阻、冷却液类型、流量和压降预算随图纸发送,报价应附上工艺拆分和检验计划。
