热管与均温板:如何选择正确的散热器

当热源和翅片无法上下叠放时,圆形热管是经典解决方案。功率模块、LED 阵列和笔记本电脑设计将热管从芯片上方的小铜块引到安装在别处的翅片组,或将其弯曲穿过翅片组以增加每根热管接触的翅片数量。有效工作长度大约在 50–300 mm 的实际范围内;超过此范围,增加的毛细路径和蒸汽行程开始消耗容量,此时通常最好使用两根热管或不同的架构。

管径决定容量,因为它决定了蒸汽核心的横截面积和吸液芯的周长。常见的圆形尺寸有 3、4、5、6 和 8 mm,烧结铜吸液芯热管是电子产品的默认选择,因为烧结吸液芯在倾斜甚至逆重力安装时仍能保持工作,仅需适度降额。网状和沟槽吸液芯更便宜,在蒸发器低于冷凝器的安装方向上表现良好,但倒装时容量损失要大得多。扁平热管,通常厚 1.5–3 mm、宽 3–8 mm,是用于超薄组件的压扁版本,可视为短蒸汽通道。

诚实的选型方法是画出热路径。热量必须从芯片覆盖区传到空气侧表面。如果该路径主要是横向超过 100 mm 或更远,热管在每瓦传输成本上胜出。如果路径主要是向下进入热源下方的宽大基板,均温板胜出,因为一排并联热管的扩散不均匀——每根热管附近热,热管之间冷——而均温板扩散均匀。

为何重力和吸液芯选择决定可靠性

两相器件并非不受方向影响。当蒸发器低于冷凝器时,重力辅助液体回流,容量达到最大。倾斜时,烧结吸液芯的容量保持良好。当蒸发器高于冷凝器——逆重力——时,烧结吸液芯在短距离内通常降额 5–15%,而网状或沟槽吸液芯可能降额更多甚至完全停止工作。由此得出两条规则。除非您能控制方向并已测试过更便宜的吸液芯,否则应指定烧结吸液芯。并且要测试实际安装角度,而非工作台水平角度,因为安装在垂直板上的散热器会使每根热管处于不同的倾斜状态。

第二个可靠性因素是温度。两种器件只有在工质活跃后才开始正常工作;当内部温度低于约 30–40 °C 时,蒸汽压力低,器件表现得像实心铜块。当内部温度高于约 100–120 °C 时,水压升高,外壳和吸液芯承受应力;对于高温工业模块,制造商会改用不同的工质或接受降额寿命。让散热器在最佳区间运行,两相散热器将比产品更耐用;在其毛细极限边缘运行,它会在最糟糕的时刻突然干涸。这就是为什么热测试应在设计冻结之前列入计划,而不是在首次现场故障之后。

买家的成本与制造现实
