粘度与粒径工程

粘度以厘泊(cP)为单位测量。标准硅酮基导热膏在25摄氏度下范围为200,000至350,000 cP。高粘度导热膏(高于400,000 cP)在高振动环境中抵抗泵出效应,但需要更高的安装压力。低粘度导热膏(低于150,000 cP)易于涂抹,但可能在热循环后出现“泵出”现象。

粒径分布直接影响最小粘合层厚度。含有10微米颗粒的导热膏无法实现小于10微米的粘合层,否则颗粒会桥接间隙并刮伤芯片或散热器。用于直触芯片散热的精密导热膏使用0.5至3微米的颗粒,以实现25至50微米的粘合层。

涂抹方法与安装压力

最佳涂抹方法取决于导热膏粘度和散热器安装机构。对于粘度高于250,000 cP的导热膏,推荐豌豆法(中心点),因为安装压力会自然地将导热膏向外推开。对于粘度低于200,000 cP的导热膏,薄涂法(使用刀片或刮刀涂抹均匀薄层)更为可靠。

安装压力至关重要。金属IHS与铜质散热器的推荐接触压力为20至40磅/平方英寸(psi),通过带弹簧螺钉的背板实现。在20 psi下,导热膏压缩至原始体积的90%。在40 psi下,压缩至80%。超过60 psi可能导致导热膏被完全挤出,留下干性接合。
