泵出效应是硅脂最常见的失效模式,热循环导致硅油从芯片区域迁移出去,在1000小时内使Rth增加30%至50%。相变材料如果在高于其熔点的温度下长时间运行,可能会出现干涸现象,而垫片可能产生永久压缩变形,降低接触压力。焊料TIM的失效方式为空洞形成(通常2%至5%的空洞率是可接受的)以及在10,000至50,000次热循环后的疲劳开裂。对于使用寿命超过10年的应用,我们推荐使用相变材料或渗出率低于0.1%的低渗油硅脂,以确保长期可靠性。

如何为CNC加工与冲压散热器选择TIM?
