高亮度LED热管理原理

LED仅能将约20-30%的电能转化为光能,其余转化为热能。在高亮度LED中,芯片级热通量可超过100 W/cm²。必须有效散逸这些集中热量,以将结温维持在制造商规定的范围内(通常为85-125°C)。热管理涉及从LED结到封装、PCB、导热界面材料(TIM),最终通过散热器传递至环境空气的路径。

热传导路径

  • 结到外壳:
    热量从LED芯片传递至基板。

  • 外壳到PCB:
    通常通过导热垫或焊料传递。

  • PCB到散热器:
    通过TIM(导热膏、垫片或相变材料)传递。

  • 散热器到环境:
    对流和辐射。

每个界面都会增加热阻(Rth)。必须最小化总热阻以保持结温(Tj)较低。经验法则:Tj每降低10°C,LED寿命翻倍。

为什么散热器对LED性能至关重要

散热器增加了对流换热的表面积,降低了从器件到空气的热阻。没有散热器,安装在PCB上的裸LED只能耗散几瓦功率。通过优化散热器,高亮度LED可以处理数十瓦功率。主要优势包括:

LED散热器关键设计考量

热阻目标

使用以下公式计算所需的散热器热阻(Rth_sink):Rth_sink = (Tj_max - Ta) / P - Rth_jc - Rth_pcb - Rth_tim。其中Ta为环境温度,P为功耗。例如,若Tj_max=125°C、Ta=50°C、P=10W,其他热阻之和为3°C/W,则Rth_sink必须为≤ (75/10) - 3 = 4.5°C/W。
