热传递机制与物理定义

工程上的根本区别在于每种元件如何管理热流。散热片的工作原理是增加发热固体物体的表面积,以促进自然对流或强制对流。例如,用于TO-247封装的标准挤压铝散热片,基底厚度为6.35毫米,有12个翅片,每个高25毫米,在200 LFM气流下实现1.8°C/W的热阻。它依赖于热源与散热片基底之间的直接接触,通常使用额定热导率为3.5 W/m·K的导热界面材料(TIM)。

相比之下,散热器使用液体冷却剂作为中间载体。冷却剂通常是50/50的乙二醇-水混合物,以65°C进入散热器,以50°C流出,传递500 W的热量。散热器芯体通常由钎焊铜或铝制成,带有百叶窗式翅片,翅片密度为每英寸14至18片(FPI)。这种设计使液体能够将热量释放到翅片组,然后翅片组将热量散发到周围空气中。在电子领域,散热器几乎总是液冷回路的一部分,例如在高性能计算(HPC)服务器或电动汽车(EV)逆变器中。

材料与制造差异

散热片主要采用铝6063-T5或铜C1100制造。铝散热片通过挤压工艺生产,翅片厚度公差为±0.05毫米,总长度公差为±0.1毫米。用于高热量密度应用的铜散热片通常通过CNC加工,基底表面平整度为0.02毫米,以确保最佳的TIM接触。一个典型的用于300 W IGBT模块的CNC加工铜散热片,基底尺寸为100毫米x 80毫米x 8毫米,导热系数为385 W/m·K。

散热器的结构更为复杂。芯体通过机械胀管或钎焊制造。对于机械胀管,铝管插入冲压成型的铝翅片中,然后通过液压胀管形成机械连接。该工艺每100毫米芯体长度的热阻为0.05°C/W。常用于航空航天电子设备的钎焊铜散热器,在600°C的真空炉中焊接,爆破压力额定值为1.5 MPa。主板和端箱由0.8毫米厚的铝板冲压而成,端箱深度公差为±0.08毫米,以防止冷却液泄漏。

性能指标与热阻

热阻是主要的比较指标。对于散热片,规格通常表示为结到环境的热阻(Rth(j-a))。一个用于150 W LED驱动器的典型强制对流散热片,在3 m/s的气流下,Rth(j-a)为0.35°C/W。相比之下,散热器的额定值是液体到空气的热阻(Rth(l-a))。用于PC液冷回路的240毫米x 120毫米散热器,在冷却液流量为1.5 L/min、风扇转速为1200 RPM时,Rth(l-a)为0.08°C/W。

工作温度限制也不同。挤压铝散热片可承受150°C的连续结温工作,而铝翅片在200°C时开始变形。铜散热片可承受高达300°C的温度,但由于焊料或TIM的限制,很少在200°C以上使用。散热器受到冷却液沸点的限制。在标准的水-乙二醇混合物和大气压下,冷却液在108°C沸腾。在加压系统中,例如在1.2 bar压力下运行的EV电池冷却回路,散热器可以承受高达125°C的冷却液温度而不会出现气锁。

应用场景与设计约束

散热片在空间有限且热源是单个高功率密度元件的应用中表现出色。例如,在5G基站功率放大器中,一个基底厚度为10毫米、带有20个翅片的锻造铝散热片,从单个GaN晶体管耗散80 W热量,在环境温度40°C下保持外壳温度85°C。散热片直接安装在PCB上,重量为350克。

当系统总热负荷超过单个散热片的实际能力,或热源分布分散时,选择散热器。在10 kW服务器机架中,一个360毫米x 360毫米的铜散热器,芯体厚度为45毫米,配备3个风扇,每分钟输送450升冷却液,从CPU冷板提取2500 W热量。散热器安装在机架后门上,系统总压降为0.6 bar。另一个应用是激光二极管堆栈,其中微通道散热器具有0.5毫米宽的通道,流量为2 L/min,可去除1 kW/cm²的热流密度。

成本、重量与制造复杂性

由于制造产量和材料的不同,成本结构差异显著。用于消费电子电源的挤压铝散热片,尺寸为50毫米x 50毫米x 20毫米,在10,000件批量下每件成本在0.80美元到1.50美元之间。挤压模具费用为800至1,200美元,模具交期为2周。用于高端音频放大器的CNC加工铜散热片,具有复杂的翅片几何形状,500件批量下每件成本为8至15美元,交期为3周。

由于组装和连接工艺,散热器更昂贵。用于EV逆变器的汽车级铝散热器,芯体尺寸为200毫米x 150毫米x 27毫米,在5,000件批量下每件成本为18至25美元。这包括冲压主板、钎焊芯体和焊接端箱。用于医疗MRI系统的定制液冷散热器,使用不锈钢管和钛翅片,由于产量低(100件)和高耐腐蚀材料要求,每件成本可能超过200美元。

如何在散热片和散热器之间选择

选择标准基于四个变量:热流密度、系统流量可用性、空间限制和维护要求。如果热流密度低于50 W/cm²,且器件可以直接安装到翅片表面,则散热片是最佳选择。例如,一个75 W CPU散热器,采用4热管设计的散热片和92毫米风扇,在35°C环境温度下实现72°C的结温。该方案批量成本为4.50美元,且无需维护。

当热流密度超过100 W/cm²或热源与最终散热点之间的距离超过100毫米时,选择散热器。在3 kW电机驱动器中,IGBT模块产生120 W/cm²的热量。液体冷板捕获此热量,将其传递到安装在机柜壁上的散热器。这种配置允许敏感电子元件密封在IP65外壳中,而散热器将热量散发到周围空气中。散热器方案使BOM增加35美元,但与大型散热片相比,结温降低了15°C。

对于混合场景,可考虑将均温板散热片与小型散热器结合使用。这在高性能笔记本电脑GPU中很常见。均温板将GPU芯片的150 W热量扩散到40毫米x 40毫米的区域,然后通过热管传递到120毫米x 80毫米的散热片。只有当笔记本电脑总功率超过150 W时,才使用小型液体散热器。

设计验证的FAQ式工程技巧

在原型验证时,使用放置在基底中心钻孔中的热电偶(距元件1毫米处)来验证散热片的热性能。测量温度应在模拟值的±5°C范围内。对于散热器,务必在指定流量下测试芯体的压降。240毫米散热器在2 L/min流量下应显示小于0.3 bar的压降;更高的值表明翅片堵塞或管径不正确。

材料选择对腐蚀至关重要。在混合金属系统中,使用含有10%乙二醇浓度并添加腐蚀抑制剂的铝散热器。切勿在没有适当隔离的情况下将铜管与铝翅片组配合使用,因为电偶腐蚀会在500小时内发生。对于长期可靠性,指定管壁厚度为0.05毫米、翅片厚度为0.1毫米的散热器,确保爆破压力为1.0 MPa。

翅片间距对于多尘环境至关重要。在工厂车间等有环境粉尘的应用中,使用翅片间距为5毫米或更大的散热片以防止堵塞。对于洁净数据中心的散热器,使用16 FPI的高密度芯体以最大化表面积。如果散热器水平安装,确保进出口在同一侧以防止气穴。

结论与规格指导
