然而,铜容易氧化形成氧化亚铜(Cu₂O),其导热性较差。如果没有表面处理,铜散热器在潮湿环境中 6-12 个月内热性能会下降 5-15%。标准的缓解措施包括: - 镀镍(化学镀或电镀,厚度 5-10 μm) - 镀锡(用于焊接应用) - 透明有机涂层(铬酸盐转化或 OSP)

安装表面的平面度对于导热界面材料的性能至关重要。对于铝,通过研磨或飞刀切削可在 100mm² 范围内实现 0.02mm 的平面度。铜通过相同工艺可实现 0.015mm,因为其刚性更高。然而,在安装到陶瓷基板或不同 CTE 材料上时,必须考虑铜较高的热膨胀系数(17 ppm/°C,而铝为 23 ppm/°C)。

对于产量超过 1,000 件的批量生产,铝挤压加 CNC 精加工是最具成本效益的工艺。对于铜,产量超过 500 件就需要仔细规划工艺以管理加工周期时间。一个典型的 100W 应用铝散热器需要 8-12 分钟的 CNC 时间;铜则需要 14-18 分钟。

常见工程问题解答

铝能达到的最大热阻是多少?通过优化的翅片几何形状(1.2mm 翅片厚度、6mm 翅片间距、40mm 翅片高度)和 3 m/s 的强制风冷,铝可以实现 0.15°C/W。低于此值,则需要使用铜。
