铝的密度为2.70 g/cm³,铜的密度为8.96 g/cm³——铜比铝重3.3倍。对于一个标准的100mm x 100mm x 40mm、翅片效率为60%的散热片,铝制版本重650克,而铜制版本重2,150克。这1.5公斤的差异可能导致PCB焊点在振动下断裂、超出服务器机箱的重量限制,或需要加强安装点。

在航空航天、汽车和手持电子设备中,重量是硬性规格。对于LED照明,铜制散热片可能导致灯具超过5公斤的吸顶安装安全限制。对于垂直安装,铜的重量会加速导热界面材料(TIM)的蠕变,降低长期可靠性。对于总成重量必须保持在8公斤以下且热通量低于15 W/cm²的任何应用,我们建议使用铝。

H2:何时铜不可避免:高热通量与被动散热

有两种情况铜是绝对首选。首先,局部高热通量热源:一个3mm x 3mm的IGBT芯片产生50W功率,相当于5.5 W/mm²。铝无法足够快地扩散这种热量,导致热点温度比基板平均温度高出25°C。而铜基板(即使是铝翅片——混合设计)可将热点温度差降低至12°C。

其次,在无气流的密封外壳中进行被动散热。没有对流,热传递依赖于传导和自然辐射。铜的更高发射率(氧化铜为0.78,而抛光铝为0.09)意味着其辐射散热效果更好。对于防尘IP65外壳中的200W电源,带有黑色阳极氧化翅片的铜制散热片是唯一能将结温保持在85°C以下的被动解决方案。
