为什么粘合翅片优于刨削和挤压散热器

刨削翅片在气流下会弯曲;挤压型材将翅片高宽比限制在约8:1。我们的粘合翅片工艺从实心6061-T6或6063-T5板材上切割每片翅片,然后通过冷锻燕尾槽接头将其锁定在精密加工的基板上。结果:翅片高宽比高达30:1,翅片密度为每英寸12片,翅片与基板之间零热界面电阻。我们测量200mm x 200mm x 80mm单元的热阻为0.02°C/W——每个原型均通过FLIR热像仪验证。

燕尾槽锁定几何与跳动控制

该接头并非压配合。我们在基板上切割60°燕尾槽,然后在每片翅片上拉削匹配角度。液压夹紧以每片翅片2,800 N的力将翅片压入槽中,通过冷焊形成冶金结合。这消除了困扰传统粘合散热器的钎焊空洞和粘合剂放气问题。翅片尖端的跳动控制在0.05mm——当您直接在翅片上方安装风扇时,这一点至关重要。我们通过一个以基板基准(而非外边缘)为参考的定制夹具实现这一精度。

我们使用的材料与热处理

标准材料为6061-T6(屈服强度276 MPa),用于结构刚性;6063-T5(导热系数209 W/m·K),用于最大热扩散。对于腐蚀性环境,我们提供5052-H32,并硬质阳极氧化涂层至25µm厚度。T6时效处理后基板表面硬度为48 HRC——该表面在反复安装和拆卸IGBT模块时耐刮擦。如果您需要更高的导热系数,我们可以加工铜基板(C11000,391 W/m·K),并使用相同的燕尾槽锁定方式粘合铝翅片,比全铝结构提升15%的性能。

每次发货前的检验

每个散热器都经过三道QC检验关卡。首先,三坐标测量机(CMM,精度±0.002mm)在3个关键位置检查基板平面度、翅片间距和燕尾槽深度。其次,轮廓仪测量安装表面的Ra值——我们保证Ra 1.6µm,但通常达到Ra 0.8µm。第三,热测试:我们安装一个100W加热块,测量外壳到环境温升,并与您的FEA模型进行比较。如果实测ΔT超过预测值的5%,该单元将被拒收。每次发货均附带PDF检验报告,包括CMM测量点和热曲线。

我们如何无振颤加工燕尾槽

在6061材料上以0.8mm翅片间距加工60°燕尾槽会产生谐波振动,破坏表面光洁度。我们通过3刃硬质合金立铣刀(直径10mm,45°螺旋角)以12,000 RPM转速和0.02mm切屑负荷解决了这一问题。刀具路径采用摆线铣削——刀具从不完全啮合,因此切削力保持在200N以下。这使得槽内Ra稳定在0.4µm,这对冷焊形成至关重要。我们根据翅片材料和硬度选择刀具几何形状——详见我们的CNC切削刀具选择指南获取完整数据。对于深翅片(超过80mm),我们改用6mm缩颈刀具,带0.05mm圆角半径,以避免偏转。

切削金属前的有限元分析

我们对每个新几何形状进行热FEA分析——而非仅使用通用模型。我们输入您的实际热源足迹(例如,100W IGBT,接触面积50mm x 60mm)、气流速率(2 m/s至6 m/s)和环境温度。仿真预测结温精度在±3°C以内。然后我们将其与风洞(最大流量0.5m³/s)中的物理测试进行比较。如果FEA与测试偏差超过5%,我们调整翅片密度或基板厚度并重新加工。此流程是每个项目的标准流程,我们与您共享FEA报告。对于复杂组件,请阅读我们的CNC加工公差指南,了解我们如何设置基准参考。

最大热接触的表面光洁度选项

基板安装表面是热瓶颈。我们提供三种光洁度:铣削(Ra 1.6µm,标准)、研磨(Ra 0.4µm,用于裸芯片接触)和金刚石车削(Ra 0.1µm,用于液态金属TIM)。研磨增加2天交期,成本增加15%。金刚石车削专用于高功率激光二极管,其中每0.1mm²接触面积都至关重要。对于翅片表面,我们保留机加工光洁度——请勿抛光翅片,因为较粗糙的表面(Ra 3.2µm)可增加湍流气流,比抛光翅片提高8%的对流换热效率。
