你一定见过:散热片尺寸很大,芯片温度就是降不下来;仿真数据完美,实测热阻高出30%;散热片压紧后,芯片一角受力不均直接崩边。问题的本质,是散热片不是一块铝,而是热力学、材料学和精密加工的交叉点。装甲牛,把这三个交叉点打通。

我们的做法: 散热片底面经精密磨削或刮削加工,平面度控制在0.05mm以内,粗糙度Ra≤0.8μm。

问:打样阶段会提供热测试报告吗?

答:会。这是我们的标准交付物,而不是选项。让你拿到样品的同时,就拿到散热能力的实验数据。


问:可以只做散热片的表面处理吗?

答:可以。我们对外提供阳极氧化、化学镍等表面处理服务,欢迎来料加工。


问:散热片变形怎么控制?

答:从工艺端入手,优化去应力热处理与加工参数;包装端针对翅片结构定制缓冲方案。双管齐下,把运输变形率压到最低。

参数

一、金属散热片常用材料清单

1. 铝合金(性价比最高,最通用)


AL6063: 导热系数约200 W/m·K,挤压成型性好,表面处理效果佳。用途: 铝挤型散热片、LED散热器、消费电子散热片。


AL6061: 导热系数约167 W/m·K,强度高于6063,CNC加工性好。用途: 铲齿散热片、设备面板集成散热、机器人结构散热件。


AL1050/1060(纯铝): 导热系数约230 W/m·K,极软易成型。用途: 散热翅片冲压件、导热垫片、均温板壳体。


AL5052: 导热系数约138 W/m·K,耐腐蚀性优。用途: 户外设备散热片、船用电子散热。


ADC12(压铸铝): 导热系数约96 W/m·K,可压铸复杂形状。用途: 电机外壳散热、灯具散热壳体。


2. 铜及铜合金(导热王者)


紫铜 T2: 导热系数约380 W/m·K,是铝的1.8倍。用途: 高功率散热基板、热管、均温板、IGBT散热模块。


无氧铜 C10200: 导热系数约390 W/m·K,纯度更高,焊接性更好。用途: 高端均温板、热管、半导体激光器散热。


钨铜合金: 导热系数180-230 W/m·K,热膨胀系数可匹配芯片。用途: 射频功放散热、芯片封装基板。


3. 特殊导热材料


石墨烯复合散热膜: 平面导热系数可达1000+ W/m·K。用途: 手机、平板等超薄空间内的均温与散热。


碳化硅陶瓷: 导热系数120-270 W/m·K,绝缘性极好。用途: 高压IGBT基板、大功率LED散热基板。


4. 铜铝复合(兼顾导热与成本)


铜基铝翅: 基板用紫铜快速吸热,翅片用铝降低成本与重量。用途: CPU/GPU散热器、服务器散热模组。


二、散热片表面处理方案清单

散热片的表面处理,核心目标是:提升热辐射能力、防腐、满足绝缘耐压要求。


1. 阳极氧化(最主流散热片表面处理)


本色阳极: 膜厚5-15μm,轻微提升热辐射率,保持金属本色。用途: 通用电子散热片。


黑色阳极: 热辐射率可达0.8-0.9,散热效率比本色显著提升。用途: 高功率散热片、自然对流散热场景(无风扇)。推荐首选。


硬质阳极: 膜厚30-50μm,高硬度耐磨。用途: 有摩擦接触的散热面、军工级散热片。


2. 化学镀镍


特性: 镀层均匀,覆盖面完整(包括深孔、齿根),耐腐蚀性好,可焊接。


用途: 铜散热片的防氧化保护、需锡焊组装的热管散热模组。


3. 电泳涂装


特性: 黑色电泳漆,热辐射率高,绝缘耐压好(可达500V以上)。


用途: 有绝缘耐压要求的功率器件散热片、高压模块散热。


4. 喷砂 + 阳极(增加表面辐射率)


特性: 先喷砂增加微观表面积,再阳极氧化。辐射散热能力比光面阳极更好。


用途: 自然对流散热场景、航空航天散热片。


5. 钝化处理(铜散热片)


特性: 酸洗钝化后形成保护膜,防止铜氧化变色,不影响导热。


用途: 铜散热模块出厂前的防氧化基础处理。


6. 微弧氧化


特性: 陶瓷质氧化层,绝缘耐压高(可达2000V+),耐蚀性极好。


用途: 高压半导体散热、海上风电变流器散热。
