半导体设备CNC加工:材料与平面度

为什么半导体设备比一般工业零件更难加工

半导体设备处于一个不寻常的工程空间。晶圆台框架、气体歧管块或腔体盖看起来像普通的机加工硬件,但操作环境会惩罚一般工业忽视的细节。

三个约束占主导地位。首先,几何形状必须在微米级保持稳定,因为台或闸阀体中的任何偏转都会传播到工艺变化中。其次,表面必须清洁,因为颗粒和放气残留物会污染工艺腔室。第三,材料必须抵抗侵蚀性化学物质——卤素等离子体、臭氧、过氧化物混合物——而不腐蚀或脱落颗粒。

这种组合将设计工程师推向一小部分经过验证的材料和非常明确的图纸标注。对于自动化设备来说“足够好”的零件,在晶圆厂的来料检验中经常被拒绝,因为平面度带留给了机械师的判断,或者光洁度被指定为“光滑”。

半导体设备组件使用哪些材料?

材料选择通常由三个问题决定:它是否接触真空,是否接触等离子体或湿化学物质,以及是否承载热量或负载?

铝合金

6061-T6是主力。它加工干净,保持严格公差,可预测地阳极氧化,并且对散热器、冷板和台支撑结构具有良好的导热性。7075在刚度比耐腐蚀性更重要时提供更高的强度。5083有时用于焊接真空外壳,因为它在焊接热影响区保持强度。

对于任何将置于工艺腔室内的铝零件,请在图纸上注明合金和回火状态。6061-T6毛坯和6061-T4毛坯的加工方式不同,加工后的变形也不同,这后来会表现为平面度漂移。

不锈钢

304和316L覆盖大多数真空侧硬件:腔体内部、气体管线、紧固件凸台、靠近腐蚀性化学物质的支架。在可能出现氯化物或酸性残留物的地方,316L是首选。与铝相比,两者都较粘,因此需要锋利的刀具、刚性设置和保守的进给,以避免加工硬化和积屑瘤。

镍合金、钛和铜合金

表面处理呢?

阳极氧化、化学转化膜(MIL-DTL-5541 Type II是常见参考)、电解抛光和钝化是常见的表面处理。每种都会增加厚度,尤其是阳极氧化会改变紧配合孔或密封面。明确指定遮蔽区域和精加工前尺寸,否则电镀后的零件将无法装配。

如何在半导体零件图纸上指定平面度?

平面度是设计和制造之间引起最多争议的单一标注,因为它容易写但难以验证。

一个实用的规格有四个部分:公差值、基准或参考面、测量方法和测量环境。

生产中可保持的公差值

对于真空组件的密封面,在100 mm跨度上0.01至0.025 mm的平面度是设置良好的加工中心上现实的生产目标。每100 mm小于0.01 mm是可以实现的,但应保留给真正关键表面,因为它会增加夹具时间、温度控制和检验成本。

对于大型铝板,平面度通常最好表示为整个面的总值,而不是每长度比率,因为600 mm板和100 mm板在应力消除后的行为非常不同。

基准和测量方法

始终说明哪个面是基准。没有参考面的“平面度在0.02 mm以内”会引发测量争议。然后说明方法:平板和指示器、坐标测量机,或用于非常精细工作的单色光光学平晶。

温度和时间

铝每米每°C大约移动23 µm。在温暖的车间测量的零件,在20 °C计量实验室重新测量时,差异可能超过公差。指定测量温度,对于关键零件,要求零件稳定后进行测量。

加工过程中如何保持平面度?

平面度不是由精加工工序创造的。它是从第一道工序开始就保持的。

应力消除和材料去除

铝板在轧制时带有内应力。加工一侧会释放它,零件会弯曲。标准的对策是粗加工两侧,让零件松弛,然后在单独的工序中进行半精加工和精加工。对于大型或薄板,在粗加工和精加工之间进行应力消除退火值得安排时间。

工件夹持和夹紧力

热控制和刀具状态

表面光洁度和清洁度要求

半导体零件通常在密封和气体接触表面上带有Ra 0.4至0.8 µm的光洁度标注,在一般加工面上为Ra 1.6 µm或更好。比Ra 0.4 µm更细可以通过额外工序实现,但在光学和密封关键应用之外很少需要。

清洁和包装

加工后,零件应脱脂,在几何形状允许的情况下进行超声波清洗,并干燥。包装与清洁同样重要:清洁的零件用未处理的纸包裹或松散地放在纸板箱中到达时会被污染。指定洁净室兼容的袋子、单独包装和密封面的边缘保护。对于出口货物,提前注明任何目的地特定的文件需求。
