为什么TIM选型比散热器翅片更关键

工程师们常常过度设计翅片密度或风量,却忽略了界面——然而,平整散热器底座与半导体封装之间25-100微米(0.001-0.004英寸)的界面间隙构成了热瓶颈。在典型的50 W/cm²热流密度下,未填充的空气间隙(导热系数0.026 W/mK)贡献了总热阻的50%以上。优质TIM可将接触热阻从约0.5-1.0 K·cm²/W(干接触)降至0.05-0.2 K·cm²/W。我们在BQUQ的内部测试表明,在相同负载下,0.1mm厚的相变材料比0.5mm厚的硅胶垫性能好8-10°C,原因很简单——更薄的粘合层缩短了热路径长度。

上表为2024年中批量(1万-5万件)采购的平均价格。请注意,硅胶垫最便宜,但由于粘合层厚,热阻最高。硅脂提供最佳的体导热系数,但在5,000-10,000次热循环后会出现泵出和干涸现象,尤其是在125°C以上温度时。对于汽车或户外应用,我们推荐使用无硅硅脂,以避免硅迁移污染电接触点。

关键公差匹配:散热器平面度和夹紧力

您的TIM选择必须与散热器底座的平面度公差相匹配。在BQUQ,我们将标准铝散热器CNC加工到100mm长度上0.05mm(0.002英寸)的平面度,研磨表面可达0.02mm(0.0008英寸)。经验法则是:TIM粘合层厚度至少应为散热器和元件综合平面度偏差的2-3倍。例如,散热器平面度0.05mm加上元件平面度0.02mm(总计0.07mm),需要能填充0.14-0.21mm间隙的TIM。0.15mm厚的PCM是理想选择;0.5mm厚的垫片则过度设计,增加了3-4°C的不必要热阻。

应用特定选型:高温、高功率和振动环境

常见TIM错误的FAQ式提示
