功率半导体散热革命:五金散热片在高温高压下的技术突围

在碳中和与电气化浪潮下,功率半导体正从传统的硅基IGBT向碳化硅和氮化镓快速演进,工作结温从125℃跃升至200℃甚至更高,热流密度提升数倍。这给直接贴装于功率模块下方的五金散热片带来了前所未有的工程挑战与创新机遇。

传统压铸铝散热片在面对SiC模块时暴露出三大短板:晶粒粗大导致导热率偏低、内部缩孔造成局部热点、以及热膨胀系数与SiC衬底失配引发焊层疲劳。因此,2026年的高端功率散热片已全面转向冷锻铝和铜铝复合路线。冷锻工艺通过在再结晶温度以下对铝坯施加数千吨压力,将晶粒细化至5μm以下,热导率相比压铸件提高15%~20%,同时屈服强度大幅提升,使模块在-40℃至175℃的循环载荷下寿命延长三倍以上。

铜铝复合散热片则成为大功率车载电源转换器的首选。其结构通常是:与功率模块接触的底板采用无氧铜,利用其400 W/m·K的超高导热系数迅速横向散开热量;上层鳍片采用铝合金以减轻重量和成本。铜铝之间的结合技术经历了从环氧树脂粘接到高温真空钎焊的跨越。最新的镍基钎焊工艺能在880℃下形成铜铝金属间化合物层,强度超过80 MPa,且热阻低至0.02 K·cm²/W,几乎达到冶金结合。一些前沿项目甚至尝试爆炸焊接,通过瞬间高压使铜铝原子直接键合,界面厚度仅纳米级,热阻逼近理论极限。

除了材料与结构,散热片的宏观形貌也在改变。为匹配双面冷却的SiC模块,散热片不再只是单面平板加鳍片,而是演化为带有精确加工凹槽和凸台的双面立体流道元件。这些凹槽内嵌入弹簧触片直接接触SiC芯片上表面,背面通过液冷基板带走热量,形成“双面散热+液体冷却”的三维热管理路径。这种设计使芯片至冷却液的总热阻降低到传统单面铝散热片的五分之一。

表面处理同样关乎功率模块的长期可靠性。功率模块工作时电压可达1200V以上,散热片若带有毛刺或尖锐边缘,极易引发电晕放电。因此,针对高压应用的散热片逐步采用化学去毛刺和电化学抛光,使表面粗糙度Ra值降至0.2μm以下。同时,部分车型的散热片要求具备2500V以上的绝缘耐压,这催生了高导热陶瓷绝缘垫片与散热片的一体化烧结技术,将热界面数量从三层减少为一层,既提升耐压又降低热阻。
